    Abstract: The present invention provides a modular high repetition rate ultraviolet gas discharge laser light source with a beam delivery to a production line machine. The system includes an enclosed and purged beam path with beam pointing control for delivery the laser beam to a desired location such as the entrance port of the production line machine. Preferred embodiments include equipment for beam attenuation, equipment for automatic feedback beam alignment and equipment for accurate optics module positioning at installation and during maintenance. In preferred embodiments, the production line machine is a lithography machine and two separate discharge chambers are provided, one of which is a part of a master oscillator producing a very narrow band seed beam which is amplified in the second discharge chamber. This MOPA system is capable of output pulse energies approximately double the comparable single chamber laser system with greatly improved beam quality.

    Abstract: A binary search tree is provided for efficiently organizing values for a set of items, even when values are duplicated. In generating the binary search tree, the value of each item in a set of values is determined. If a particular value is unique and is found only once in the set, than that unique value is used as a node in the binary search tree. If a value is duplicative and is found two or more times in the set, then the duplicative value is used as a hook in the binary search tree. The hook element has a list branch that is used to identify items having a value equal to the duplicative value. A node tree may be extended from a second branch of the hook, with the node tree having a base node equal to the duplicative value. The base node may have a first branch for holding a value less than the duplicative value, and a second branch for holding a value greater than the duplicative value.

    Abstract: Tagging trees are generated and used to facilitate transforming data from relational databases into hierarchical formats, such as in XML documents. Tagging trees contain both XML hierarchical structure information as well a query information that is needed to access different data sources, e.g., databases, to retrieve the information to be placed in the hierarchical structure. A designer optionally creates a mapping script that specifies the transformation from relational databases to the hierarchical format. A tagging tree is created by either parsing that mapping script or by other means. A runtime environment then processes the tagging tree by a depth first traversal. The runtime environment is able to be configured to output a hierarchical data object, such as an XML document, or pipelined to control, for example, SAX processing.

    Abstract: An injection seeded modular gas discharge laser system capable of producing high quality pulsed laser beams at pulse rates of about 4,000 Hz or greater and at pulse energies of about 5 mJ or greater. Two separate discharge chambers are provided, one of which is a part of a master oscillator producing a very narrow band seed beam which is amplified in the second discharge chamber. The chambers can be controlled separately permitting separate optimization of wavelength parameters in the master oscillator and optimization of pulse energy parameters in the amplifying chamber. A preferred embodiment in a F2 laser system configured as a MOPA and specifically designed for use as a light source for integrated circuit lithography. In the preferred MOPA embodiment, each chamber comprises a single tangential fan providing sufficient gas flow to permit operation at pulse rates of 4000 Hz or greater by clearing debris from the discharge region in less time than the approximately 0.25 milliseconds between pulses.

The feedback means is coupled to the voltage conversion means and a current sensing means and provides a feedback signal to the voltage conversion means that is indicative of the voltage drop across the current sensing means which thus represents the current flowing through the load.

    Abstract: A microcomputer outputs a command to a control IC to operate first and second loads. The control IC sets first and second DC/DC converters' on-state to operate the first and second loads. The constant current circuit calculates a current value of a load current to be consumed in the first load and the second load to which power is supplied via the second DC/DC converter and compares it with an electrical current value at which the utmost conversion efficiency is achievable in the first DC/DC converter. If the load current is smaller than that value, the constant current circuit supplies a surplus power to a charging battery, and if the load current is greater than that value, it receives a deficient power from the charging battery.

    Abstract: The present invention concerns an anti-reflection coating for semiconductor lasers, in particular a coating on the laser facet with advantageous properties resulting in improved reliability and reduced probability of specific breakdowns, especially so-called catastrophic optical damages (CODs). It is a quarter-wave coating with a predetermined reflectivity, preferably between 0 and 10% and consists of or comprises SiNx:H. It is preferably applied by a Plasma-Enhanced Chemical Vapor Deposition (PE-CVD) process whose process parameters are controlled such that a desired optical thickness and refractive index of the coating are achieved. The PE-CVD process may be controlled to result in an Si/N ratio between about 0.5 and 1.5 and/or to produce a coating of essentially amorphous SiNx:H whose density approaches the density of crystalline Si3N4.

    Abstract: A collapsible discone antenna is provided with an ultra wide band width by providing a collapsible conical skeleton cone, with the rods of the skeleton being provided with meander lines so as to effectively reduce the overall dimensions of the antenna by a factor of 2, with the antenna rods being electrically interconnected at their distal ends so as to eliminate performance degradation due to varying ground conductivities. A specialized feed configuration is used in one embodiment to feed multiple antennas stacked above a low band disc through the utilization of one or more coaxial lines which are wrapped around a ferrite toroid so that they may be passed up through the low-band disc without detuning the low band discone antenna. The use of the toroid inductor between the low-band cone and the low-band disc further reduces the low frequency cutoff of the antenna by markedly decreasing the VSWR at frequencies as low as 20 megahertz.
