    Abstract: A method for in-line monitoring of via/contact etching process based on a test structure is described. The test structure is comprised of via/contact holes of different sizes and densities in a layout such that, for a certain process, the microloading or RIE lag induced non-uniform etch rate produce under-etch in some regions and over-etch in others. A scanning electron microscope is used to distinguish these etching differences in voltage contrast images. Image processing and simple calibration convert these voltage contrast images into a “fingerprint” image characterizing the etching process in terms of thickness over-etched or under-etched. Tolerance of shifting or deformation of this image can be set for validating the process uniformity. This image can also be used as a measure to monitor long-term process parameter shifting, as well as wafer-to-wafer or lot-to-lot variations.

    Abstract: A micro-strip antenna includes an L-shaped coupler, a set of micro-strip antennas, and an L-shaped band-stop filter. The set of micro-strip antennas includes at least one rectangular micro-strip antenna unit and a micro-strip line. The rectangular micro-strip antenna unit is coupled to the micro-strip line. The micro-strip line is coupled to the first end of the coupler. The band-stop filter is disposed along a corner of the rectangular micro-strip antenna unit, and is disposed between the antenna unit and the coupler without being physically connected to the antenna unit and the coupler. The width, length, and position of the L-shaped band-stop filter can be determined for the specific band-stop frequency and to optimize its coupling extent with the L-shaped coupler.

    Abstract: A manufacturing method of a thin film transistor is provided. A buffer layer is formed on a substrate, and then a first and a second poly-silicon island are formed thereon. A gate-insulating layer is formed on the substrate, and a first and a second gate are formed thereon. A sacrificed layer is formed on the substrate and a photo-resist layer is formed thereon. The sacrificed layer above the first poly-silicon island is removed by using the photo-resist layer as a mask. A first ion implantation process is performed to form a first source/drain. The photo-resist layer is removed and a second ion implantation process is performed to form a second source/drain. At the same time, the second ion implantation process is used to implant ions into the buffer layer below the two sides of the second gate. A lightly-doped ion implantation process is performed after removing the sacrificed layer.
