  • Patent number: 6703296
Abstract: A method for forming a metal salicide layer on a shallow junction is described. A substrate having a gate structure thereon and a shallow junction therein is provided. An atomic layer deposition (ALD) process is then performed to deposit a tungsten salicide layer on the shallow junction. In the ALD process, a gaseous silicon-containing compound and a gaseous metal-containing compound that react into metal silicide are introduced alternatively onto the substrate, wherein either compound can be introduced at first. When either compound is introduced at first, the flow rate thereof is controlled so that only a single layer of molecules are adsorbed, while the flow rate of the metal-containing compound is controlled in each case so that few silicon atoms in the substrate are consumed. By repeating the two gas introduction steps, a metal salicide layer constituted of many thin layers is formed on the shallow junction.

  • Patent number: 6530219
Abstract: The present invention relates a jack assembly that may be lifted rapidly. A secondary shaft is mounted in a lifting column, and has a distal end screwed into an axial hole in the base. The main oil path is provided with a lower ball and an upper ball, and has a first oil hole connected to the oil hole of the secondary shaft, and a second oil hole connected to the inner oil chamber. The hydraulic oil pushes away the lower ball to flow through the first oil hole into the secondary shaft, so that the lifting column that has not worked may be lifted rapidly. The lifting column may work to increase the pressure of the hydraulic oil which flows through the second oil hole into the inner oil chamber, so that the lifting column may have a sufficient lifting force to lift an object.

  • Patent number: 6503832
Abstract: The present invention proposes an application of controlling gas valves to reduce particles from the CVD process. First, the actions of opening and closing a gas valve are added to let particles possibly adhering on the gas valve fall during the idle period between the CVD processes of a wafer and the next wafer. Next, an inert gas is led in to purge the gas valve and the reaction chamber. Finally, a gas-extracting means is used to extract the gas out. The actions of opening and closing the gas valve only take a few seconds so that the time of the next wafer entering the reaction chamber to perform the CVD process will not be influenced. The present invention has the advantage of increasing the yield of wafer while the production is not influenced and the original fabrication equipments need not be changed.

  • Patent number: 6403424
Abstract: A method for forming a self-aligned mask read only memory by dual damascene trenches is disclosed. In the method, a thickness difference is formed between the gate area and periphery to be formed with a dual damascene trench so as to be formed with a condition of self-alignment of read only memory code. Thus, the manufacturing range in the lithography is enlarged, and an ion implantation process with self-aligned ability complete. Therefore, self-aligned read only memory codes and metal word lines are formed. The defect of disalignment in the read only memory code is resolved and the difficulty in the manufacturing process is reduced.

  • Publication number: 20020010817
Abstract: A host signal processing accelerator and method of using the same is provided in which certain signal processing tasks which are computing intensive but are contained in short lengths of code are downloaded from the host processor to the accelerator for processing. Signal processing tasks such as FIR (finite impulse response), IIR (infinite impulse response), and FFT/IFFT (fast Fourier transform/inverse fast Fourier transform) are sent from the host processor in machine code form to a double-buffered command memory for downloading onto the system bus. The task is loaded into a command buffer located on the accelerator, and is then passed to the accelerator's signal processor for execution. The results are sent to a status buffer on the host processor.

  • Patent number: 6339824
Abstract: Public key security control (PKSC) is provided for a cryptographic module by means of digitally signed communications between the module and one or authorities with whom it interacts. Authorities interact with the crypto module by means of unsigned queries seeking nonsecret information or signed commands for performing specified operations. Each command signed by an authority also contains a transaction sequence number (TSN), which must match a corresponding number stored by the crypto module for the authority. The TSN for each authority is initially generated randomly and is incremented for each command accepted from that authority. A signature requirement array (SRA) controls the number of signatures required to validate each command type. Upon receiving a signed command from one or more authorities, the SRA is examined to determine whether a required number of authorities permitted to sign the command have signed the command for each signature requirement specification defined for that command type.

  • Patent number: 6333983
Abstract: A method and apparatus for decrypting an input block encrypted under a predetermined key in a cryptographic system having a cryptographic facility providing cryptographic functions for transforming blocks of data. The cryptographic functions include an encryption function for encrypting a block under a predetermined key and a transformation function for transforming a block encrypted under a first key to the same block encrypted under a second key. The cryptographic functions have at least one key pair with the property that successive encryption of a block under the keys of the pair regenerates the block in clear form. The input block is first transformed into an intermediate block encrypted under one of the key pair using the transformation function. The intermediate block is then further encrypted under the other of the key pair using the encryption function to generate an output block successively encrypted under the keys of pair, thereby to regenerate the input block in clear form.

  • Patent number: 6330612
Abstract: A method and apparatus for serializing access by n entities to a shared resource in an information handling system. A waiter list is defined as a circular list of n bits, each of which is assigned to an entity. When a bit is false (0) it indicates that the corresponding entity is not waiting for the lock; when the bit is true (1) it indicates the corresponding entity is waiting for the lock. A next waiter indicator (NWI) is also defined that contains a value from 0 to n inclusive; a value of 0 indicates that there are currently no waiters, while a value from 1 to n indicates the next waiter to whom the lock will be granted. The waiter list is initialized to zeros to indicate there are no waiters. When an entity requests a lock that cannot be granted, the entity is made a waiter by setting the corresponding bit in the waiter list to one. If the next waiter indicator is zero, indicating that there were previously no waiters for the lock, the indicator is set to identify the requesting entity as the next waiter.

  • Patent number: 6319781
Abstract: A method of fabricating self-aligned multilevel mask read only memory (ROM). The method can improve the process window to reduce process difficulty by utilizing the self-aligned implantation. Moreover, by utilizing the height difference between different gate polysilicon layers and implantation of the ROM code with self-aligned implatiation to increase the difference between the threshold voltages of different gates, and therefore, multilevel cell transistors with for the mask ROM with multilevel threshold voltages are formed to times the capacity of the mask ROM.

  • Patent number: 6144744
Abstract: Objects such as master keys or object protection keys that are kept in a protected environment of a crypto module are securely transferred between modules by means of transport keys. The transport keys are generated by public key procedures and are inaccessible outside the modules. Master keys are encrypted under the transport key within the protected environment of the source module, transmitted in encrypted form to the target module, and decrypted with the transport key within the protected environment of the target module. Object protection keys that are encrypted under a first master key kept in the protected environment of the source module are decrypted with the first master within the protected environment of the source module before being encrypted under the transport key. The object protection keys are encrypted under a second master key within the protected environment of the target module after being decrypted with the transport key.
