    Abstract: Submicron structure fabrication is accomplished by providing vapor chemical erosion of a compound crystal by suppressing the more volatile elements so that the less volatile element is provided with an anti-agglomeration and erosion rate limiting capability which can be followed by subsequent regrowth in the same environment. The erosion is sensitive to crystallographic orientation.

    Abstract: A low-energy oxygen and/or nitrogen ion beam with an energy level of about 60 eV is used to form an ultra-thin layer of silicon adduct on unheated silicon substrates. The ion beam is created with a single-grid Kaufman-type source and the process is performed in a vacuum chamber evacuated to a base pressure of about 3.times.10.sup.-7 torr with oxygen and/or nitrogen gases, with or without argon introduced into the chamber. FET-gate-quality oxides on the order of about 45 angstroms have been produced in the successful fabrication of n-channel MOSFET's.

    Abstract: A charge packet differencer is implemented in a charge coupled device in such a manner that a first charge packet may be subtracted from a second charge packet thus giving a resultant charge packet equal to the difference between the first and second charge packets. The charge coupled device differencer comprises a semiconductor substrate in which there is formed first and second charge transfer devices, first and second charge substraction mechanisms, and a charge reservoir cooperating to produce a charge packet output representative of the difference between two input charge packets using a gate charge subtraction technique.
