    Abstract: A transistor device includes a semiconductor mesa region between first and second trenches in a semiconductor body, a body region of a first conductivity type and a source region of a second conductivity type in the semiconductor mesa region, a drift region of the second conductivity type in the semiconductor body, and a gate electrode adjacent the body region in the first trench, and dielectrically insulated from the body region by a gate dielectric. The body region separates the source region from the drift region and extends to the surface of the semiconductor mesa region adjacent the source region. The body region comprises a surface region which adjoins the surface of the semiconductor mesa region and the first trench. The surface region has a higher doping concentration than a section of the body region that separates the source region from the drift region.

During a movement of the first movable element in the direction from the first to the second position, a flow resistance of a flow path from the first movable element through the inlet is larger than a flow resistance of a flow path between the pump element housing and the first movable element. During a movement of the first movable element in the direction from the second position to the first position, a flow resistance of a flow path from the first movable element through the outlet is smaller than a flow resistance of the flow path between the pump element housing and the first movable element. Thus, during a reciprocating movement of the first movable element between the first and the second position, a net flow through the outlet takes place.

The interrupting chamber can be configured radially symmetrically and contains an arcing volume and at least two associated arcing contacts. The arcing volume is actively connected to at least one exhaust having an exhaust volume. The exhaust is constructed for cooling hot gases generated during breaking operations and is connected to a volume of the interrupting chamber. The breaking capacity of this circuit breaker can be increased significantly and the exhaust can be constructed in a comparatively simple and cost effective manner. This can be achieved by providing in the area of the exhaust at least one forcibly created recirculation area which increases the flow resistance of the hot gases.
