  • Patent number: 6364919
Abstract: Disclosed is a process for preparing metal oxide slurries suitable for the chemical mechanical polishing (CMP) of semiconductor devices. A suspension of metal oxide in water is dispersed at a predetermined pressure through an orifice of a dispersion chamber while two intensifier pumps are used to maintain the pressure applied to the dispersion chamber constantly, resulting in restraining or minimizing the generation of macro particles as large as or larger than 1 &mgr;m. The metal oxide slurries are uniform in particle size with narrow particle size distribution and show excellent polishing performance with a significant reduction in the occurrence frequency of microscratches, so that they are suitable for CMP of ultra-integrated semiconductor devices.

  • Publication number: 20020033486
Abstract: Disclosed is a method for forming interconnection lines using a hydrosilsesquioxane (HSQ) layer as an interlayer insulating layer. A HSQ layer is formed over a semiconductor substrate and an entire surface of the HSQ layer is subjected to plasma treatment. It is then possible to pattern the HSQ layer using photo etching, for the bond structure density of an upper part of the HSQ layer has been increased due to the plasma treatment. An opening is formed by patterning the treated HSQ layer and then a conductive layer filling the opening is formed. In this manner, a multilayer interconnection structure can be formed with a low dielectric layer made of HSQ, thereby reducing the resistance-capacitance (RC) delay.

  • Patent number: 6348377
Abstract: A cylindrical storage electrode in a semiconductor device is manufactured by forming a contact hole in a poly oxide film and by forming a first thin film on the film and in the hole. Next, a core oxide film and an anti-reflective coating film are formed on the first thin film to determine the height of the cylinder. A pattern is then formed by etching the anti-reflective coating film, core oxide film and the first thin film such that the poly oxide film is exposed. A second thin film is formed on the overall resultant structure, and a tungsten silicide layer is formed on the second thin film. Inner and outer walls of the cylinder are then formed by blanket-etching the tungsten silicide film and the second thin film such that the core oxide film is exposed. After the core oxide film is removed, a selective metastable polysilicon (SMPS) process is performed so that different grain growths are generated at the inner and outer walls of the cylinder. A storage electrode is then formed by annealing the cylinder.

  • Publication number: 20020018628
Abstract: An optical waveguide display having an embedded light source is provided. The optical waveguide display having an embedded light source includes a light source unit including a plurality of light sources for generating light according to an applied voltage and an optical waveguide display unit including a plurality of optical waveguides on which the light generated by the light source unit is incident. The light sources are aligned to be adjacent to the optical waveguides of the optical waveguide display unit in one panel so that the light generated by the light sources is directly incident on the optical waveguides. Accordingly, in the optical waveguide display having the embedded light source, optical loss is reduced. Also, the size of the outward shape of the display is reduced since a complicated optical structure can be simplified. The display is able to withstand a large amount of shock from the outside, and gray scale levels can be easily controlled.

  • Publication number: 20020018530
Abstract: A transmission antenna diversity method, and a base station apparatus and a mobile station apparatus therefor in a mobile communication system are provided. In the transmission antenna diversity method, channel information is measured from signals received through the plurality of antennas used in the base station, and a channel information matrix is output. The channel information matrix is transformed according to a transform matrix composed of a complex basis vector set. Reception power with respect to the plurality of antennas is calculated based on the transformed channel information matrix. Antenna selection information obtained based on the calculated reception power is transmitted to the base station as feedback information for controlling transmission antenna diversity. Therefore, power is equally distributed to transmitting antennas, excellent performance is maintained at a high speed of movement, and reliable channel adaptation is accomplished at a low speed of movement of the mobile station.

  • Patent number: 6346738
Abstract: The present invention relates to a fuse option circuit of an integrated circuit and a method thereof. More particularly it concerns a fuse option circuit comprising: a first fuse formed on a chip, which is cut by providing a larger electric current than a set value; a second fuse formed on the chip identically with the first fuse; a fuse cutting means providing a cutting current loop to the first fuse in response to a fuse cutting signal; and an option signal generating means which produces a fuse option signal by comparing resistance values of the first and second fuses. Accordingly, even if the first use is abnormally cut, the fuse option can be precisely provided by comparing the first fuse having a changed resistance after cutting process with the second fuse keeping an initial resistance value. Therefore, the reliability of a fuse option of an integrated circuit can be improved.
