    Abstract: A method of manufacturing a semiconductor device includes forming a drift layer on a substrate; forming a base layer on the drift layer; forming a trench to penetrate the base layer and to reach the drift layer; rounding off a part of a shoulder corner and a part of a bottom corner of the trench; covering an inner wall of the trench with an organic film; implanting an impurity to a surface portion of the base layer; forming a source region by activating the implanted impurity; and removing the organic film after the source region is formed, in which the substrate, the drift layer, the base layer and the source region are made of silicon carbide, and the implanting and the activating of the impurity are performed under a condition that the trench is covered with the organic film.

The front surface of the defect-containing substrate is applied with an external force so that a crystallinity of the surface portion is reduced. After being applied with the external force, the defect-containing substrate is thermally treated so that the crystallinity of the surface portion is recovered.

    Abstract: An intake structure in a fuel cell powered vehicle including a fuel cell using air and hydrogen as fuels, a supercharger for compressing the outside air and outputting the compressed air, a humidifier for humidifying the air compressed by the supercharger, a bypass passage for connecting the supercharger and the fuel cell to each other, and a bypass valve for opening and closing the bypass passage. The bypass valve is disposed on the outside relative to a straight line T1 connecting between the supercharger and the humidifier, and is disposed in the vicinity of the supercharger and the humidifier. With this configuration supercooling of a humidifier can be prevented, while eliminating the need for a warming member for the humidifier. Further, the intake system members can be efficiently arranged in the vehicle, while suppressing the pressure loss in the intake system.

    Abstract: The motion of the movable sections of the robot is taken for a periodic motion so that the attitude of the robot can be stably controlled in a broad sense of the word by regulating the transfer of the movable sections. More specifically, one or more than one phase generators are used for the robot system and one of the plurality of controllers is selected depending on the generated phase. Then, the controller controls the drive of the movable sections according to continuous phase information. Additionally, the actual phase is estimated from the physical system and the frequency and the phase of the phase generator are regulated by using the estimated value, while the physical phase and the phase generator of the robot system are subjected to mutual entrainment so that consequently, it is possible to control the motion of the robot by effectively using the dynamics of the robot.
