    Abstract: There is provided a laminate used as an underlayer layer for a photoresist in a lithography process of a semiconductor device and a method for manufacturing a semiconductor device by using the laminate. The method comprising: laminating each layer of an organic underlayer film (layer A), a silicon-containing hard mask (layer B), an organic antireflective film (layer C) and a photoresist film (layer D) in this order on a semiconductor substrate. The method also comprises: forming a resist pattern in the photoresist film (layer D); etching the organic antireflective film (layer C) with the resist pattern; etching the silicon-containing hard mask (layer B) with the patterned organic antireflective film (layer C); etching the organic underlayer film (layer A) with the patterned silicon-containing hard mask (layer B); and processing the semiconductor substrate with the patterned organic underlayer film (layer A).

    Abstract: An integrated circuit device includes a clock signal supply control circuit that controls a timing when a master clock signal output from an oscillation circuit is supplied to an internal circuit of the integrated circuit device. The clock signal supply control circuit stops supplying the master clock signal to an internal circuit until a count circuit counts clock pulses of the master clock signal up to a predetermined number. The count circuit performs the count operation asynchronously with the master clock signal. The integrated circuit device may include a divided clock signal supply circuit that supplies a divided clock signal obtained by dividing the frequency of a clock signal output from the clock signal supply control circuit to the internal circuit. A clock signal divider circuit generates the divided clock signal asynchronously with the master clock signal.

    Abstract: In a personal data assistant, a main body includes an input sheet, which is turnable between a first position where at least a part of a display unit of the personal data assistant is covered and a second position where the display unit is not covered. The input sheet has various types of keys formed thereon. When any one of the keys is pressed on the input sheet, a pressure is applied to an input device formed on the display unit, and an input coordinate is detected by the change of, for example, the resistance value of the input device. Since the surface of the display unit is not entirely covered with the input sheet, the display in the range of the display unit which is not covered with the input sheet is not made dark. Further, since the input device is not directly touched with a finger, the input device is prevented from being made dirty, and the display of the display unit under the input device is prevented from being difficult to be seen.

Based on this control, the apparatus creates a reference resist patterns, calculates an amount of correcting the color deviation, and writes the calculated amount in the color deviation correction memory. After that, the apparatus reads out the linear distortion correction data, and adds the amount of correcting the color deviation that is determined by sensors, and the amount of the color correction based on the linear distortion correction data, thereby carries out address controls for the color deviation correction memory.
