A redistribution layer (RDL) is formed over the substrate. The RDL layer is patterned using a reticle to form at least one opening which corresponds to a TSV contact pad. The reticle is aligned using the alignment mark in the substrate.

    Abstract: Methods and apparatus to reduce localized transistor operating temperature increases in fully integrated voltage regulator circuits are provided. Transistor self-heating effects are reduced by dispersing heat more evenly over the integrated circuit die, via use of nested voltage regulator circuits and/or use of more than one transistor in a voltage regulator circuit pass device. An electrically parallel-connected group of multiple individual integrated transistors may be laid out across cooler areas of the integrated circuit die, such as in substantially linear sets or rings of devices near the outer die perimeter. Each transistor in the group may better disperse its own heat if it is thermally segregated from other self-heating devices, as through a minimum physical layout spacing. Transistor bias voltage mismatch tolerances, load currents, and routing resistances may interrelatedly determine the number of individual transistors needed in a group.

    Abstract: A method and apparatus for incorporation of high power device dies into smaller system packages by embedding metal “coins” having high thermal conductivity into package substrates, or printed circuit boards, and coupling the power device dies onto the metal coins is provided. In one embodiment, the power device die can be attached to an already embedded metal coin in the package substrate or PCB. The power device die can be directly coupled to the embedded metal coin or the power device die can be attached to a metallic interposer which is then bonded to the embedded metal coin. In another embodiment, the die can be attached to the metal coin and then the PCB or package substrate can be assembled to incorporate the copper coin. Active dies are coupled to each other either through wire bonds or other passive components, or using a built-up interconnect.

    Abstract: The present disclosure relates to methods and systems for dynamically changing an advertised window for a transport layer connection. A device can receive data from a server destined for an application. The device identifies the size of the application buffer corresponding to the application and advertises the application buffer size as a window size to the server. The device stores the data in the device memory. The device then determines the memory usage by comparing the memory usage to one or more predetermined thresholds. If the device determines that the memory usage is below a first predetermined threshold, the device can implement an aggressive dynamic receive buffering policy in which the device increases the advertised window size by a first increment. If the device determines that the memory usage is above the first threshold and below a second threshold, the device executes a more conservative dynamic receive buffering policy.

Redo apply progress is tracked at each instance locally and also globally, allowing a consistent query logical time to be maintained and published to service database read query requests concurrently with the redo apply.
