    Abstract: Improved transportation accuracy of a lead frame and reduced transportation time is attained. On the both sides of a heat block (1), rails (3a) equipped with a vertical drive mechanism are provided. By rotation of a screw shaft (7), a lead frame (4) is moved from front side to rear side of the heat block (1) along guide rails (3b) and the movable rails (3a) while holding the lead frame (4) by a clamp (5c) which has freedom of horizontal and vertical movements. During this transportation, a sensor (8) detects the position of the lead frame (4). A frame presser member (2) is mounted above the heat block (1) and equipped with a vertical drive mechanism for pressing the lead frame (4) against the heat block (1). The lead frame (4) is fed to a predetermined point by one motion of the clamp (5c) while firmly held by the clamp (5c) without frictionally contacting the heat block (1).

The accuracy of conveyance of the strip is not decreased by the vertical movement of the central guide rail. Clamp claws grasping and conveying the strip at each fixed guide rail portion operate within the respective fixed guide rail portions and do not move vertically with the central guide rail.

The apparatus thus requires only one induction motor as a driving device.

    Abstract: A device for forwarding semiconductor lead frames to a heater unit having a fixed heater surface. The lead frame is clamped and lifted by a predetermined height by a pair of clamp lifters and forwarded by linear motion guides on which the clamp lifters are mounted. Each clamp lifter includes upper and lower jaws, a cam mechanism including a vertically sliding horizontal rail, a lower jaw holder vertically slidably mounted on a linear motion guide, a support block vertically slidably mounted on the linear motion guide, and an upper jaw holder rotatably mounted to the support block. The cam mechanism varies the height of the sliding rail to three distinct levels, and thus effects the clamping and lifting operations of the clamp lifter.

    Abstract: A semi-full cut semiconductor wafer is put on an adhesive sheet attached to a ring frame. Then, the semiconductor wafer is pushed upward from the back surface of the adhesive sheet by a rotatable breaking member in the shape of a disk the edge portion of which is triangular in section. In this state, the ring frame is moved so that the breaking member may not deviate from dicing lines, whereby the semiconductor wafer is divided into a large number of chips.
