    Abstract: Provided are a phase-change memory device using a phase-change material having a low melting point and a high crystallization speed, and a method of fabricating the same. The phase-change memory device includes an antimony (Sb)-selenium (Se) chalcogenide SbxSe100-x phase-change material layer contacting a heat-generating electrode layer exposed through a pore and filling the pore. Due to the use of SbxSe100-x in the phase-change material layer, a higher-speed, lower-power consumption phase-change memory device than a GST memory device can be manufactured.

First codes for an object from a wireless recognition tag containing the first codes are received through wireless communication, a second code for the object from an image tag expressing the second code by using a 1- or 2-dimensional image is read through optical contact, and then information on the object is calculated from the first codes and the second code based on their correlation. By doing so, automatic recognition and visibility can be maximized using the hybrid tag combining a wireless recognition tag and an image tag.

    Abstract: Data characterizing a read/write head of a hard disk drive is produced in a burn-in process. The method includes measuring the flying height of the head at a first temperature in a burn-in chamber, measuring the flying height of the head at a second temperature in the burn-in chamber, postulating a linear relationship between the flying height and the temperature of ambient air using values of the flying height measured at the first and second temperatures, and estimating the flying height of the head at a third temperature using the linear relationship. The elevation of the read/write head is then controlled based on data representing the values of the flying height as measured at the first and second temperatures and as estimated for the temperature. In particular, the amount of electric power supplied to an FOD heater of the head is controlled based on the data generated during the burn-in process.

The lower electrode is formed of the doped SiGe layer, which has a high resistivity and a low thermal conductivity, thereby reducing a reset current and the power consumption of the entire phase-change memory device.
