    Abstract: The present invention provides a positive resist composition comprising a resin which itself is insoluble or poorly soluble in an alkali aqueous solution but becomes soluble in an alkali aqueous solution by the action of an acid, an acid generator, and multifunctional epoxy compound, wherein the content of halogen atoms in the resin is 40% by weight or more, at least one of structural units constituting the resin is a structural unit having an alicyclic hydrocarbon skeleton, and the structural unit having an alicyclic hydrocarbon skeleton contains therein at least one group rendering the resin soluble in an alkali aqueous solution by the action of an acid, and at least one halogen atom.

    Abstract: An oxidizer supply device (30) comprises an ozonizer (31) for generating ozone (32), a bubbler (34) wherein deionized water (35) is kept and an ozone supply pipe (33) for supplying ozone (32) from the ozonizer (31) is immersed in the deionized water (35) so as to bubble ozone, and a supply pipe (36) for supplying oxidizer (37) containing OH* generated by bubbling of the ozone (32). The device (30) is connected to a feed pipe (18) of an oxide film forming device (10). The oxidizer containing OH* generated by bubbling ozone in the water possesses a powerful oxidizing effect so oxide film can be formed on the wafer at a relatively low temperature in a short time. Semiconductor devices or circuit patterns previously formed on the wafer can be prevented from being damaged by plasma since no plasma is used. The throughput, performance and reliability of the oxide film forming device are therefore improved.

    Abstract: A slack-forming mechanism for stator coils that is able to impart slack of appropriate size to the stator coil without imposing an excessively heavy burden on the coiling machine. The slack-forming mechanism includes a coiling machine attachment jig having a protruding member that passes through a clearance formed between a stator body and connector, and has a top edge positioned higher than a clearance pass-through part of a stator coil. As it is possible to form slack in the stator coil without changing the configuration of the coiling machine, deficiencies in prior art slack-forming mechanisms are overcome such as the difficulty of maintaining uniform slack amounts, and unreliability. Moreover, since design-related restrictions are few, an adequately large slack is imparted to the stator coil to adequately suppress breakage of the stator coil induced by temperature change.

    Abstract: A deviation angle detector enlarges the application range by enlarging the detectable deviation angle range. The deviation angle detector has two resolvers, which have rotors, stators, and single excitation windings and multiple output windings that are coiled around the stators. The difference in rotation angles of the resolvers is detected as a deviation angle ?? by calculating the output signal that corresponds to the rotation angles of the resolvers digitally or in analog. The corresponding output windings of the resolvers are connected in series and the output signals are extracted from the serially connected output windings and calculated digitally or in analog.

    Abstract: An on-off valve 81 is opened during rinsing, whereby a part of DIW supplied to a processing liquid supply section 43 is guided into inside a suction pipe 82. After rinsing, a puddle is formed between a lower cleaning nozzle 29 and the bottom surface of a wafer. As the on-off valve 81 is opened while an on-off valve 86 is kept close, the puddle is sucked at a first speed (V1) which is regulated by a needle valve 85 and set to a relatively slow speed. Once the puddle is collected into inside the lower cleaning nozzle 29, the on-off valve 86 is opened so that the puddle is sucked at a second speed (V2) which is regulated by a needle valve 84 and which is faster than said first speed.

The line width dimensions are used to calculate, and control, at least one of the temperature of the temperature regulating agent, the cooling gas pressure, and the input power of the heater for obtaining an arbitrary etching line width dimension.

The stator has a plurality of magnetic poles provided on an inner circumferential surface thereof. A rotational angle sensor includes the VR resolver and a calculation section for calculating a resolver signal for a shaft angle multiplier of 1× from signals output from the VR resolver.

    Abstract: A board for high frequency device includes a plurality of electrode terminals connected to an electronic component or another electronic circuit board by flowable conducting material such as solder, and grooves formed in an electrode terminal of the plurality of electrode terminals and capable of accumulating solder or the like. Specifically, a high frequency component is mounted on the front surface of the high frequency device board, and the plurality of electrode terminals are formed on the rear surface of the high frequency device board. A ground electrode terminal included in the plurality of electrode terminals is formed at the center of the rear surface of the high frequency device board and connected to a ground. The grooves for accumulating solder or the like are formed in the ground electrode terminal. This reduces the possibility of short-circuit between adjacent electrode terminals due to the flowable conducting material such as solder.
