  • Patent number: 9853152
Abstract: Fin Field Effect transistors (FETs) (FinFETs) employing dielectric material layers to apply stress to channel regions are disclosed. In one aspect, a FinFET is provided that includes a substrate and a Fin disposed over the substrate. The Fin includes a source, a drain, and a channel region between the source and drain. A gate is disposed around the channel region. To apply stress to the channel region, a first dielectric material layer is disposed over the substrate and adjacent to one side of the Fin. A second dielectric material layer is disposed over the substrate and adjacent to another side of the Fin. The dielectric material layers apply stress along the Fin, including the channel region. The level of stress applied by the dielectric material layers is not dependent on the volume of each layer.

  • Publication number: 20170365480
Abstract: Embodiments described herein generally relate to enable the formation of a metal gate structure with a reduced effective oxide thickness over a similar structure formed via conventional methods. A plasma hydrogenation process followed by a plasma nitridization process is performed on a metal nitride layer in a film stack, thereby removing oxygen atoms disposed within layers of the film stack and, in some embodiments eliminating an oxygen-containing interfacial layer disposed within the film stack. As a result, an effective oxide thickness of the metal gate structure is reduced with little or no accompanying flatband voltage shift. Further, the metal gate structure operates with an increased leakage current that is as little as one quarter the increase in leakage current associated with a similar metal gate structure formed via conventional techniques.

  • Publication number: 20170364114
Abstract: Universal Serial Bus (USB) cable type detection and control techniques are disclosed. In an exemplary aspect, a device connected to a cable detects whether the cable is a legacy cable (i.e., a Type-A to Type-C cable). If the cable is a legacy cable, the device determines an appropriate current to draw based on whether the cable is compliant with the USB Type-C specification or non-compliant. Additional exemplary aspects of the present disclosure determine whether a connector adaptor has been put on a legacy cable and determines an appropriate current to draw based on the capabilities of the legacy cable. Still further aspects of the present disclosure evaluate not only the cable to see if the cable limits the current draw, but also evaluate a device at a distal end of the cable to verify if and how current may be drawn by such remote device from a mobile terminal.

  • Publication number: 20170365512
Abstract: Embodiments described herein generally relate to a sequential hydrogenation and nitridization process for reducing interfacial and bulk O atoms in a conductive structure in a semiconductor device. A hydrogenation and plasma nitridization process is performed on a metal nitride layer in a conductive structure prior to deposition of a second metal layer, thereby reducing interfacial oxygen atoms formed on a surface of the metal nitride and oxygen atoms present in the bulk metal layers of the conductive structure. As a result, adhesion of the second metal layer to the metal nitride layer is improved and the electrical resistance of the contact structure is reduced.

  • Patent number: 9847830
Abstract: The present disclosure describes a method and an apparatus for pruning false peaks during slot synchronization at a user equipment (UE). For example, a method is provided to identify a plurality of first peaks associated with a primary-synchronization channel (P-SCH) received at the UE and a plurality of second peaks from the plurality of first peaks. Further, one or more pruning locations along with associated energy thresholds for each of the plurality of the second peaks may be determined and whether a peak of the plurality of the first peaks is a false peak is identified based on whether the peak is located at one of the one or more pruning locations of the peak and an associated energy value of the peak does not satisfy the associated energy threshold of the pruning location. Furthermore, the peak identified as the false peak is discarded.

  • Patent number: 9842041
Abstract: The technology can compute an approximation of a datastore storing a multiplicity of indexed data. An example method can a template including programming logic that, when executed, calculates output(s) based on input(s) and undetermined parameter(s). The undetermined parameter(s) are input into a machine learning framework. Data entries reflecting one or more inputs are retrieved from a datastore and input into the machine learning framework, which determines value(s) for the undetermined parameter(s), respectively (making them determined parameters). The example method generates an approximation of the datastore using the determined parameter(s) and the input(s).

  • Publication number: 20170346240
Abstract: Over-voltage protection systems and methods are disclosed. In one aspect, a biasing circuit is added to a pre-existing clamp required by the Universal Serial Bus (USB) Type-C specification at a configuration control (CC) pin. The biasing circuit turns the pre-existing clamp into an adjustable clamp that dynamically adjusts to over-voltage conditions. In an exemplary aspect, the biasing circuit may include a biasing field effect transistor (FET) and a pair of switches that selectively couple the pre-existing clamp and the biasing FET to fixed voltages such that the CC pin is maintained at an acceptable voltage. In another exemplary aspect, the biasing circuit may omit the biasing FET and rely on two switches that selectively couple the pre-existing clamp to fixed voltages such that the CC pin is maintained at an acceptable voltage.
