Compliant bumps provide bonding pad and conductive channel. Stoppers are used to prevent compliant bumps from crushing for overpressure in bonding process. The protection layer provides functions of grounding and shielding. The stoppers can be outside or connected with the compliant bumps. The protection layer has thickness smaller than the stopper structure and compliant bumps. It can be separated or connected with stoppers.

    Abstract: A method of identifying and defining forbidden pitches or forbidden pitch ranges for a lithographic exposure tool under a given set of exposure conditions is provided. In the method, a computer simulation is performed, and its results are compared to frequently used pitches to see if such frequently used pitches may yield depth-of-focus (DOF) values greater than the focus budget for the exposure tool. If so, a verification test is performed by using a test mask and actually exposing a surface with the same pattern pitches simulated. From this, actual DOF values are obtained and compared to the focus budget of the exposure tool. Any pitches having a DOF value greater than the focus budget are designated as forbidden pitches. This forbidden pitch information may be integrated into a design rule to restrict the use of such forbidden pitches under the given exposure conditions where they are likely to arise.

    Abstract: A method is provided for forming NMOS and PMOS transistors with ultra shallow source/drain regions having high dopant concentrations. First sidewall spacers and nitride spacers are sequentially formed on the sides of a gate electrode followed by forming a self-aligned oxide etch stop layer. The nitride spacer is removed and an amorphous silicon layer is deposited. The etch stop layer enables a controlled etch of the amorphous silicon layer to form silicon sidewalls on the first sidewall spacers. Implant steps are followed by an RTA to activate shallow and deep S/D regions. The etch stop layer maintains a high dopant concentration in deep S/D regions. After the etch stop is removed and a titanium layer is deposited on the substrate, an RTA forms a titanium silicide layer on the gate electrode and an extended silicide layer over the silicon sidewalls and substrate which results in a low resistivity.

    Abstract: In a cluster system comprising at least two nodes connected via a communication network and having a name and a host weight assigned to it, a method is implemented comprising the steps of inspecting the communication link, determining which node has to be shut down after a failure, creating an advertisement report for the node to be shut down, sending the advertisement report to at least one node of the cluster system, calculating a delay time depending on the weight of the first node and sending the shut down command to the node for which a failure report was received. In one embodiment of the invention the advertisement reports include a master node, which allows identifying and specifying the surviving subcluster. The method will send shut down signals to those nodes of a subcluster with lower weight than the surviving subcluster. A failsafe mechanism is implemented.
