    Abstract: A new process for repairing an attenuated phase-shifting photomask is described. A contact hole pattern is provided on an attenuating phase-shifting photomask. An aerial image is obtained of the contact hole pattern. The critical dimension of the contact hole pattern is predicted from the intensity of the aerial image. Thereafter, the critical dimension is adjusted by forming non-printable optical proximity or scattering bar correction patterns around abnormal defects in the contact hole pattern on the attenuated phase-shifting photomask. The non-printable correction patterns enhance or cancel light intensity to correct the adnormal defects.

    Abstract: A switch for controlling the supply of current from a battery cell in a cell cavity to a battery terminal in a battery casing is disclosed. The switch includes a mounting base, a first buss bar connected to the mounting base and connectable to the battery cell, a second buss bar connected to the mounting base and connectable to the battery terminal, and a relay having open and closed positions. The relay includes a third buss bar that places the first buss bar and the second buss bar in contact to provide current from the battery cell to the battery terminal when the relay is in the closed position. The relay is moved into a latched open position when a first winding of a coil of the relay is energized by electricity, and is moved back into a latched closed position when a second winding of the coil is energized.

    Abstract: A method of forming battery grids or plates that includes the step of mechanically reshaping or refinishing battery grid wires to improve adhesion between the battery paste and the grid wires. The method is particularly useful in improving the paste adhesion to battery grids formed by a continuous battery grid making process (such as strip expansion, strip stamping, continuous casting) that produces grid wires and nodes with smooth surfaces and a rectangular cross-section. In a preferred version of the method, the grid wires of battery grids produced by a stamping process are deformed such that the grid wires have a cross-section other than the rectangular cross-section produced by the stamping process. The method increases the cycle life of a battery.

    Abstract: Sputtering method for producing amorphous hydrogenated carbon thin films with high sp.sup.3 content. By sputtering the carbon with a pulsed DC power supply having high voltage peaks, a carbon film with remarkably high sp.sup.3 bonding fraction can be obtained. Previously, carbon films with a very high sp.sup.3 fraction film with content as high (e.g. as 80%) could only be produced by methods such as filtered cathodic arc deposition or chemical vapor deposition methods (CVD) such as plasma-enhanced chemical vapor deposition (PE-CVD) and ion-beam deposition operating at some narrowly defined range of deposition conditions. It is very advantageous to use sputtering to create a high sp.sup.3 content film, since sputtering is more manufacturable and has higher productivity compared to CVD or ion-beam deposition methods. The resultant carbon film has excellent durability and corrosion resistance capability down to very low thickness.

    Abstract: An electronic heater structure includes a tube body, a heating wire disposed on the bottom of the interior of the tube body and a temperature controlling circuit. The temperature controlling circuit employs a thermosensitive resistor for detecting the temperature and controlling the activation time of the heating wire. The temperature controlling circuit employs a relay for controlling whether the heating wire is powered on or off. An upper cap of the tube body is integrally formed with a projecting chamber for placing a thermosensitive resistor therein. The relay and the thermosensitive resistor are isolated from each other by a circuit board. The tube body is vacuumized to remove the thermoconductive medium therein. Except for the heating wire, the temperature controlling circuit itself will not generate high heat and emit electro-magnetic interference and the detection portion with the thermosensitive resistor can extend into the water to accurately detect the water temperature.

    Abstract: A pasting operation for thin foils used in rechargeable electrochemical cells includes spraying a water based litharge on a lead foil substrate before the foil is wound to form a cylindrical electrode. To overcome problems with plate density, porosity and incomplete formation, the process would include the additional step of spraying an aqueous solution of an oxidant such as potassium persulfate on top of the litharge. The lag between spraying, the temperature and the concentrations are adjusted to cause the solution to mix into the damp paste and the litharge would be converted to conductive oxides. Improvements in plate density and increased porosity are noted and the process helps complete formation. Performance of the plates is also improved.

    Abstract: This invention describes a new method of forming a double layer attenuating phase shifting mask. A first pattern is formed in a layer of attenuating phase shifting material and an alignment pattern is formed in a layer of opaque material. A first resist is used to form the first pattern. A pellicle is used to restrict the deposition of a second resist to the alignment region of the mask only and as a result neither the first resist nor the second resist must withstand dry etching steps. The first resist is removed before the step of forming the first pattern in the attenuating phase shifting material and cleaning before is step is carried out is thereby improved.

    Abstract: A mask and a method of forming a mask having a binary mask pattern in a first region of a transparent mask substrate and a rim type attenuating phase shifting mask pattern in a second region of the same transparent mask substrate. The rim type attenuating phase shifting mask pattern is used to form small contact holes and the binary mask pattern is used to form larger contact holes in an integrated circuit wafer. The use of the rim type attenuating phase shifting mask pattern and the binary mask pattern avoids the problems due to side lobe effect for cases where different size contact holes are required on the same layer in an integrated circuit wafer. The formation of the rim type attenuating phase shifting mask pattern and the binary mask pattern on the same transparent mask substrate increases throughput and decreases cost in the fabrication of integrated circuit wafers.
