  • Publication number: 20030123216
Abstract: A method and apparatus of depositing a tungsten film by cyclical deposition in the formation of tungsten silicide for use in capacitor structures is provided. One embodiment of forming an electrode for a capacitor structure comprises depositing a polysilicon layer over a structure and depositing a tungsten layer over the polysilicon layer by cyclical deposition. The tungsten layer is annealed to form a tungsten silicide layer from the polysilicon layer and the tungsten layer. The tungsten silicide layer acts as one electrode in the capacitor structure. In one aspect, the tungsten silicide layer may be used to form three-dimensional capacitor structures, such as trench capacitors, crown capacitors, and other types of capacitors. In another aspect, the tungsten silicide layer may be used to form capacitor structures which comprise a hemi-spherical silicon grain layer or a rough polysilicon layer.

  • Patent number: 6585818
Abstract: The invention provides an improved ink formulation and method therefore. The formulation includes from about 50 to about 85 percent by weight water, humectant and an organic solvent and a chemically modified carbon black pigment, wherein the chemically modified carbon black pigment contains steric inducing groups on a surface of the carbon black which groups are derived from a steric inducing compound which compound is substantially soluble in the humectant and is reactive with an organic acid halide. The ink jet printer ink formulation containing the chemically modified carbon black has an idle time of greater than about 15 seconds in an ink jet printhead. Improved idle time is important because it reduces nozzle plugging between nozzle firings.

  • Publication number: 20030121018
Abstract: Disclosed is a subgrid detailed router that performs searches for wire locations at the grid level. Once a solution is found, the wire is placed in a based upon a finer subgrid. Specifically, the present invention includes subgrids that in a preferred embodiment have a resolution that is 16×greater than the resolution of the conventional grids. This increased resolution is useful for improving routing density with variable width and variable spacing designs. In operation, the subgrid detailed router of the present invention searches at the grid level for potential wire paths using a code associated with each grid. This code contains data corresponding to each of the subgrids, such that upon completion of a routing a net, information exists that allows for the placement of the net at locations corresponding to the subgrid that has finer resolution than the grid which was used to implement the routing search.

  • Patent number: 6582227
Abstract: The present invention provides methods and systems of repositioning teeth for use in orthodontic treatment, with particular applicability to removable elastic repositioning appliances. Such appliances may be challenged by traditional tooth movements which intrude the crown of the tooth or present tooth positions which reduce available points of purchase. These challenges may be overcome with a series of tooth movements in which a tooth is translated in a “root-first” position. The movements may take advantage of the inherent characteristics of elastic repositioning appliances in translating a tooth from a first position to a desired position along a gingival plane.

  • Publication number: 20030109642
Abstract: A process has now been discovered that permits the simultaneous crosslinking and derivation of an, optionally hydrogenated, polymer whose backbone is composed of a conjugated diene, an unsaturated nitrile and an unsaturated carboxylic acid in the presence of a coupling/condensing agent. This permits the preparation of a novel polymeric material that is an optionally hydrogenated polymer of a conjugated diene, an unsaturated nitrile and a derived unsaturated acid. It has also been found that this novel polymeric material has unexpected and valuable properties.

  • Publication number: 20030104126
Abstract: A method for forming a tungsten layer on a substrate surface is provided. In one aspect, the method includes positioning the substrate surface in a processing chamber and exposing the substrate surface to a boride. A nucleation layer is then deposited on the substrate surface in the same processing chamber by alternately pulsing a tungsten-containing compound and a reducing gas selected from a group consisting of silane (SiH4), disilane (Si2H6), dichlorosilane (SiCl2H2), derivatives thereof, and combinations thereof. A tungsten bulk fill may then be deposited on the nucleation layer using cyclical deposition, chemical vapor deposition, or physical vapor deposition techniques.
