  • Publication number: 20100288190
Abstract: A kind of growth method of non-polarized-plane InN which is growing m-plane InN and In-rich m-plane InGaN on LiA1O2 (100) substrate by the metal organic chemical vapor deposition (MOCVD), and m-plane is one kind of non-polarized-plane, In-rich denotes that the component of In x is higher than 0.3 in InxGa1?xN. The invention synthetically grows m-plane InN and In-rich m-plane InGaN using LiA1O2 (100) as substrate which will be disposed and the buffer by MOCVD. And the non-polarized-plane InN would be produced through choosing appropriate substrate and the technique condition of growth as well as using the design of buffer by MOCVD.

  • Patent number: 6415386
Abstract: This invention provides an autonomous random dynamic cryptogram lock system which comprises a lock body and a key body. There are non-volatile memories in both the lock body and key body respectively and each memory stores a set of cryptogram corresponding. When unlocking the microprocessor in the lock body checks the cryptograms. If matching, the lock is unlocked, otherwise it gives up alarm. After unlocking, the microprocessor renews a set of the corresponding real random cryptogram in both memories for unlocking next time. It accomplishes one cryptoguard function every time.

  • Publication number: 20020022022
Abstract: The present invention is directed to a method for the prophylactic and therapeutic treatment of diseases or disorders associated with the abnormal proliferation and extracellular matrix synthesis of smooth muscle cells (SMC) and fibroblasts due to activation of NAD(P)H and/or increased ROS generation. The method involves the administration of an NAD(P)H oxidase inhibitor(s) and/or antioxidant(s) to a mammal in an amount sufficient to treat the disease or disorder prophylactically or therapeutically. The NAD(P)H oxidase inhibitor inhibits the synthesis or translocation of NAD(P)H subunits, thereby blocking the generation of intracellular reactive oxygen species (ROS) and thus the proliferation and extracellular matrix synthesis of SMC and fibroblasts. Similarly, the administration of antioxidants blocks the generation of intracellular ROS, thereby inhibiting SMC and fibroblast proliferation and extracellular matrix synthesis.

  • Patent number: 6265272
Abstract: A fabrication process of forming a semiconductor device with elevated source/drain regions on a substrate is disclosed. The elevated portion of the source/drain regions is provided as a reactant for a later metallization process, thereby preventing the consumption of too much silicon contained in the source/drain regions. First, an elevated silicon layer is formed on portions of a substrate for forming source/drain regions of a semiconductor device. Next, a gate dielectric layer and a gate electrode layer are formed on the elevated silicon layer successively to construct a gate structure. Then, a lightly doped ion implantation process, a process of forming a sidewall spacer and a heavily doped ion implantation process are performed successively. Thus, the elevated silicon layer can be used as a reactant while performing a self-aligned silicidization process.

  • Patent number: 6200867
Abstract: A method for forming self-aligned raised source and drain regions on a semiconductor wafer includes the steps of defining a substrate, growing a first layer of dielectric material over the substrate, depositing a layer of polysilicon over the first layer of dielectric material, patterning and forming at least one gate, depositing a second layer of dielectric material over the gate and the first dielectric layer and masking the second dielectric layer to define a source region and a drain region. The method also includes the steps of anisotropically etching to form sidewall spacers contiguous with the gate, collimated sputtering to deposit a layer of silicon, and implanting ions into the deposited silicon.
