    Abstract: Print image processing includes generating a first direction image and a multi-resolution hierarchy tree (MRT) having a plurality of direction measures, and adjusting at least one direction measure based on whether it is associated with a singularity area or a non-singularity area of the MRT, to output a final first direction image used for further print image processing. The MRT direction images include the first direction image having a highest resolution and at least one other direction image having a lower resolution. Each direction measure is determined from a direction measure, in a higher resolution direction image, which is selected based on image quality and distance from the boundary between print areas and non-print areas. Upon determining the final first direction image, a consistency measure can be computed and compared to a consistency metric and the method iteratively performed until the consistency measure satisfies the consistency metric.

    Abstract: Forming structures such as fins in a semiconductor layer according to a pattern formed by oxidizing a sidewall of a layer of oxidizable material. In one embodiment, source/drain pattern structures and a fin pattern structures are patterned in the oxidizable layer. The fin pattern structure is then masked from an oxidation process that grows oxide on the sidewalls of the channel pattern structure and the top surface of the source/drain pattern structures. The remaining oxidizable material of the channel pattern structure is subsequently removed leaving a hole between two portions of the oxide layer. These two portions are used in one embodiment as a mask for patterning the semiconductor layer to form two fins. This patterning also leaves the source/drain structures connected to the fins.

A layer is deposited over the oxide layer and a species containing fluorine is ion implanted into the layer. The wafer is heated where the species is driven to the oxide layer.

    Abstract: A metal oxide high-k dielectric is deposited on a semiconductor wafer in a manner that reduces dangling bonds in the dielectric without significantly thickening interfacial oxide thickness. A metal oxide precursor and radical oxygen and/or radical nitrogen are co-flowed over the semiconductor wafer to form the high-k dielectric. The radicals bond to dangling bonds of the metal of the metal oxide during the deposition process that is performed at the regular deposition temperature of less than about 400 degrees Celsius. The radical oxygen and radical nitrogen do not require the higher temperatures generally required in an anneal in order to attach to the dangling bonds of the metal. Thus, a high temperature post deposition anneal, which tends to cause interfacial oxide growth, is not required. The dielectric is of higher quality than is typical because the dangling bonds are removed during deposition rather than after the dielectric has been deposited.
