    Abstract: In a heterojunction FET in which source and drain areas are formed by carrying out high temperature annealing process after carrying out ion implantation in areas to be formed into source and drain areas, conventionally, the N-type carrier supply layer and the N-type active layer are doped with Si. In place of doping with Si, doping with Se or Te is adopted. Thereby, in high temperature annealing process for activating the ion implanted areas, which serves as source and drain areas, unlike the Si donor, inactivation of donor due to reaction with F-atoms occurs scarcely with respect to the diffusion of F-atoms on the surface of the epitaxial substrate, which adhered during the process. Further, since the Se and Te are impurities from VI-family, when the Se or Te occupies any grid position of atoms from III-family or V-family, the Se or Te serves as the donor. Accordingly, a high performance heterojunction FET of little deterioration of the FET characteristics can be obtained.

    Abstract: A memory test system of the present invention comprises a plurality of memory test units 90A, 90B, . . . , which test memory devices 52 to 56, a host computer (EWS) 10 which evaluates test results of the memory devices 52 to 56, and a common memory unit 12 which connects a plurality of the memory test units 90A, 90B, . . . , to the host computer (EWS) 10. The common memory unit has an interrupt controller (INT CNT) 22. In each of the memory test units 90, a slave processor (MCPU) 40 and a memory for the slave processor (MEM) 14 are provided. MCPU 40 reads memory test results and responses of local processors (RCPU) 42 to 46 which are stored in RMEMs 32 and transfers read data to SMEM 16. MCPU 40 generates an interrupt signal. When all MCPUs 40 generate interrupt signals, INT CNT 22 generates an interrupt signal INT to the EWS 10. The EWS 10 may perform several functions based on the interrupt signal INT.

    Abstract: There was previously no monitoring method and monitoring apparatus which could measure dioxins at ppt levels and dioxin precursors at ppb levels with high sensitivity. According to this invention, organic and inorganic compounds containing highly electronegative elements are selectively ionized by atmospheric pressure chemical ionization, the ions produced are detected by a mass spectrometer, and their amount is measured. As a result, interfering substances such as nitrogen, air, hydrocarbons and carbon dioxide which are the main components of flue gas are eliminated, and dioxins or organochlorine compounds such as dioxin precursors can be selectively monitored.

    Abstract: A connector has terminals, each having a tip end portion. A wiring board has through holes. A land is provided on the wiring board about each through hole. When the connector is mounted on the wiring board, each terminal is connected to one of the lands with a part of the tip end portion being located in the corresponding through hole. The ratio of the cross-sectional area of each tip end portion to the cross-sectional area of each through hole is at least 0.11 and no more than 0.89. This improves the reliability of the joint portions between the terminals and the wiring board.

The coupling mechanism 17 operated by the pilot torque converts the pilot torque into a pressing force for coupling the main clutch 13 via the pressing system 21 by use of a cam thrust force thereof. The main clutch 13 is disposed outside the pilot clutch 15 in a radial direction, and respective members of the pressing system 21 are mutually positioned and designed to move unitarily in a pressing direction, thus sliding portions caused by the main clutch 13 is connecting and disconnecting are limited to being on a side of the main clutch 13.
