A heater may be positioned proximate the optical component to control its temperature, in which case a second buffer may be placed against the heater, enclosing a second insulative cavity against the heater, aligned with the temperature-sensitive portion of the component. The buffers and insulative cavities of the present invention provide important insulation for optical areas requiring precise temperature control for proper operation.

The heating element which comprises a flexible sheet having an electrical resistance wire uniformly placed thereon can be immersed in the fluid or otherwise in direct thermal contact therewith. Electrical power is applied to the heating element by conductors passing through the bladder surface. The heating element of disclosed structure can be attached to seal the bladder interior into two reservoirs, to permit fluid flow throughout the bladder or to form at least one outer surface of the bladder. Flexible supports can also be attached from the heating element to an interior bladder surface to maintain spacing between the heating element and the surface.

    Abstract: The present invention provides systems, methods and apparatus for depositing titanium films at rates up to 200 .ANG./minute on semiconductor substrates from a titanium tetrachloride source. In accordance with an embodiment of the invention, a ceramic heater assembly with an integrated RF plane for bottom powered RF capability allows PECVD deposition at a temperature of at least 400.degree. C. for more efficient plasma treatment. A thermal choke isolates the heater from its support shaft, reducing the thermal gradient across the heater to reduce the risk of breakage and improving temperature uniformity of the heater. A deposition system incorporates a flow restrictor ring and other features that allow a 15 liters/minute flow rate through the chamber with minimal backside deposition and minimized deposition on the bottom of the chamber, thereby reducing the frequency of chamber cleanings, and reducing clean time and seasoning. Deposition and clean processes are also further embodiments of the present invention.
