  • Patent number: 11710623
Abstract: A processing chamber such as a plasma etch chamber can perform deposition and etch operations, where byproducts of the deposition and etch operations can build up in a vacuum pump system fluidly coupled to the processing chamber. A vacuum pump system may have multiple roughing pumps so that etch gases can be diverted a roughing pump and deposition precursors can be diverted to another roughing pump. A divert line may route unused deposition precursors through a separate roughing pump. Deposition byproducts can be prevented from forming by incorporating one or more gas ejectors or venturi pumps at an outlet of a primary pump in a vacuum pump system. Cleaning operations, such as waferless automated cleaning operations, using certain clean chemistries may remove deposition byproducts before or after etch operations.

Abstract: A tube holder (105) for use with a peristaltic pump includes a housing having a recess (165) for receipt of a pump rotor and a tube race around the recess. The tube race has a first race part and a second race part, a first tube inlet (167a) into the first race part and a first tube outlet (167b) from the first race part, a second tube inlet (167c) into the second race part and a second tube outlet (167d) from the second race part. The tube is insertable in the tube race by movement in a substantially orthogonal direction relative to the tube race so that it extends in through the first tube inlet (167a), around the first race part, out through the first tube outlet (167b), in through the second tube inlet (167c), around the second race part, and out through the second tube outlet (167d).

  • Patent number: 7309055
Abstract: A tube flushing device has a shell having a first housing and a second housing connected on a side thereof so as to be movable between an open position and a closed position. A first pair of wheels are rotatably mounted in the first housing. A second pair of wheels rotatably mounted in the second housing. The first pair of wheels engages the second pair of wheels when the housings are in the closed position. The shell has openings on opposite ends thereof. A tube can extend through the openings and between the first and second pair of wheels so as to allow fluids therein to be flushed therefrom as the shell moves along the length of the tube.

  • Patent number: 7191957
Abstract: A peristaltic depositing machine includes a hopper to store viscous material. A flexibly deformable tubing section is connected to the hopper for receiving the viscous material. A pair of rollers cooperate to compress tubing section and thereafter move forwardly along the tubing section such that the viscous material is forwardly propagated. A manifold is connected between the hopper and the tubing section to transmit the viscous material there between. A flow control unit is connected to a portion of the tubing section forward of the pair of rollers. The flow control unit alternately constricts and unconstricts the portion of the tubing section in synchronism with the forward movement by the pair of rollers. A nozzle is connected to an output end of said tubing section to shape the viscous material upon output. A carriage is also connected to an output end of the tubing section and moves about a predetermined travel path to thereby direct an output location of the viscous material.

  • Patent number: 6948638
Abstract: A liquid rationing device comprises a base and a cover. The base is provided with an actuating element whose axle goes through the base. The axle is connected with a gear disk, which is provided with more than one roller on one side thereof. The cover is coupled to one side of the base and has a reservoir provided with a transmission hose with positioning extrusion. A positioning groove is provided on the reservoir such that the positioning extrusion of the transmission hose can be held therein and the transmission hose can surround the circle of the rollers. Accordingly, the actuating element can drive the gear disk and make the rollers on the gear disk to rotate and subsequently push and squeeze the transmission hose, thereby making displacement of the liquid in the transmission hose and obtaining the purposes of rationing.
