    Abstract: An apparatus and a method for retaining moisture on a polishing pad in chemical mechanical polishing during machine idling, i.e. during machine maintenance or repair are described. The apparatus is constructed of a circular disc in a clam-shell configuration having two halves for easy mounting or dismounting from a polishing pad. The circular disc may further include a protruded top portion to accommodate a polishing head when the chemical mechanical polishing apparatus is in a stand-by mode. The circular disc should have a diameter sufficiently large to cover an entire surface area of a polishing pad, while a peripheral edge of the circular disc overlaps a periphery of the polishing pad. The apparatus further includes a moisture retention means mounted on an inner surface of the circular disc for providing a moisturizing environment to the surface of the polishing pad. The moisture retention means can be suitably provided in brushes formed of moisture retaining bristles or in a cellulosic material layer.

A fastener in the form of a coil spring secures the grinding cup to the spindle. The grinding cup can be inserted into the inside of, or around the exterior of, the coil spring. When the spindle is rotated in a working direction, the spring tightens against the grinding cup. To install or remove the grinding cup, the grinding cup is rotated relative to the spindle in a direction corresponding to the working direction, whereby engagement between the grinding cup and the coil spring becomes loosened.

A source of lubricating fluid is connected to the inlet port such that lubricating fluid can be sprayed from the outlet ports of the adapter directly into the region where the workpiece is engaged by the tool for reducing friction and heat during the operation.

    Abstract: An abrasive tool includes a rotatable hub from which extends a bundle of plastic abrasive monofilaments. The bundle has a high filament count and each filament includes a substantial amount of abrasive uniformly entrained therein. After the bundle is secured to the hub, the tool is placed in a mold completely enclosing at least the projecting bundle and a foamable elastomer is injected into the mold to produce a light density cellular matrix bond encapsulating the filaments. The preferred plastic for the plastic monofilaments is nylon 6-12 and the preferred elastomer is a low density (2-20 lbs/cu/ft) polyurethane. The cellular matrix bond for the preferred applications upon wear does not produce a liquid phase at even high tool pressures. Radially extending enlarged coolant passages may be formed during the encapsulation and injection process step. The tool may be in disk, cup or twisted stem form.

Since an appropriate amount of the lubricating fluid within the range helps the cooling effect of the cooling fluid, a quantity of the cooling fluid is reduced within the minimum range of the cooling fluid. A consumption of the lubricating fluid is much smaller than that of the cooling fluid. Therefore, a total amount of the fluids is extremely reduced. The range of flow rates of the lubricating fluid has an upper limit that is preferably approximately 100.0 cm3/h or smaller in 1.
