Abstract: A multi-layered adhesive sheet 100, includes: a substrate film 106, an adhesive layer 103 formed by coating an adhesive having a specific composition onto this substrate film 106, and a die attachment film 105 laminated on the adhesive layer 103. The multi-layered adhesive sheet 100 employing an adhesive having this specific composition has superior retention of die chip 108 during the dicing of silicon wafer 101, allows the die attachment film 105 and adhesive layer 103 to be easily peeled apart during a pick-up operation of the die chip 108, and prevents poor adhesion during the bonding of die chip 108 to lead frame 111.

Abstract: A thermoplastic molding composition having reduced gloss sensitivity and no unpleasant odor is produced from a graft copolymer and a thermoplastic polymer. The graft copolymer is produced from a soft elastomeric particulate graft base obtained by emulsion polymerization of a conjugated diene alone or with a small amount of a monoethylenically unsaturated monomer, using an inorganic radical generating substance and a limited amount of chain transfer agent, upon which is grafted a vinyl aromatic monomer and acrylonitrile and optionally another monoethylenically unsaturated monomer using an inorganic radical generating substance while the use of a chain transfer agent is excluded. The thermoplastic polymer is a copolymer of a vinyl aromatic monomer and acrylonitrile and optionally an additional monoethylenically unsaturated monomer. The thermoplastic molding composition has a low level of unpleasant odor coupled with reduced gloss sensitivity and good mechanical properties.

  • Patent number: 7786188
Abstract: In the present invention, an inorganic reactant is, or reactants are, localized with respect to a dendritic polymer by physical constraint within or by a non-covalent conjugation to the dendritic polymer. The localized inorganic reactant or reactants is/are subsequently transformed to form a reaction product which is immobilized with respect to the dendritic polymer. This immobilization occurs on a nanoscopic scale as a consequence of the combined effects of structural, chemical and physical changes without having covalent bonds between the product(s) and the dendritic container and results in new compositions of matter called dendritic nanocomposites. The resulting nanocomposite material can be used to produce revolutionary products such as water soluble elemental metals, with specific applications including magnetic resonance imaging, catalytic, magnetic, optical, photolytic and electroactive applications.
