The openings are arranged on the saw plate to pass by the recessed area and are dimensioned to receive liquid therein for transport away from the recessed area.

    Abstract: A saw blade has a saw body and a cutting edge for cutting during movement of the saw blade. A lubricating guide support has a bearing surface disposed immediately adjacent the saw body for proper alignment of the saw blade during cutting. The guide support contains liquid exposed to the saw body at the bearing surface. The saw body defines a plurality of cavities whereby the liquid is applied to the saw body as it passes by the bearing surface during movement of the saw blade. Each one of the cavities is arranged to pass by the exposed liquid and is dimensioned to receive liquid therein for transport. The saw body has an axial thickness no greater than 0.08 inches. The liquid transport cavity has a triangular cross-section with a trailing edge oriented at an approximate negative 5 degrees to a radius of the saw body.

    Abstract: A rotary trimmer apparatus and signature trimming method are provided that enable operators to set a gap spacing between a rotating knife and an anvil at different predetermined sizes in an easy and accurate manner. The operator chooses the optimum knife/anvil spacing that produces a scissors-like cutting action on the particular type of signatures being trim cut and which does not cause premature knife dulling. The selected knife/anvil spacing is readily reproducable for future runs with the same operating conditions. This is true regardless of changes in the knife thickness as can be created by sharpening thereof, or knife replacement. For this purpose, a user operated control assembly including a control knob and calibrated indexer are provided. To keep the knife/anvil spacing at the set size during trim cutting operations, a temperature control system is employed that keeps axial expansion of the knife spindle shaft from reducing the gap size.

The transfer cylinder (30) is slidable downwardly with respect to the dome (12) to first stretch the wafer tape (51) and then transfer the wafer (56) from the larger frame (50) to the smaller frame (60) after dome (12) breaks the wafer (56) into die. The transfer cylinder (30) is heated to facilitate removing the saw tape (51) from the larger frame (50) after transfer to the smaller frame (60). The transfer cylinder (30) is juxtaposed with the smaller frame (60) residing within a cavity (48) of the support base (46). The present invention is suited for automated wafer transfer carriers which advance the broken wafer to pick and place equipment for packaging of the die.

A chiller system cools a fluid, such as water, to a temperature below 16° C. The cooled fluid is dispensed to a part of the panel being singulated. For example, if a circular saw is used to cut the panel, a plurality of nozzles may be used to direct the fluid to the part of the saw cutting the panel, which defines the part of the panel being singulated. The cooled fluid, cools the panel preventing burring, smearing, and melting of metal contacts.

    Abstract: A ventilated air cooled cutting system for a circular saw that produces a thinner kerf than previously achievable. The air cooled cutting system is comprised of a saw blade having a thin blade cutting portion and a thick hub portion. The blade cutting preferably is ground from a plate, while the hub portion remains substantially the thickness of the starting plate material. The thicker hub portion serves as a heat sink to conduct heat away from the thinner blade cutting portion. Cooling holes are provided in the hub portion to provide convection cooling of the hub portion. The thicker hub portion also provides rigidity or stiffness to the blade so that it is better able to withstand torsional forces experienced during the cutting operation. If additional cooling is required, a spacer collar having a series of axial and radial apertures can be fitted to the hub portion to force cooling air through the hub portion in order to enhance cooling.
