  • Patent number: 5495125
Abstract: It is an object of the present invention to provide a molded semiconductor device which allows its package to be mounted on an external circuit even if the width of the conductor of a high-frequency signal transmission line on a packaging substrate of an external circuit is large, when the molded semiconductor device is to be connected to the external circuit. A semiconductor chip 3 is mounted on a first metal member 2 by mounting solder of AuSn or the like by bonding. The semiconductor chip 3 has a high-frequency signal terminal connected to a second metal member 1 by a metal wire 4 of Au or the like by bonding. The second metal member 1 is branched in a mold area 6 into two central conductors 1a, 1b which extend out of the mold area 6. The first metal member 2 has two ground conductors 2a, 2b which are disposed one on each side of the central conductors 1a, 1b. If an existing semiconductor package has a lead pitch P and a lead width M, then the distance L.sub.

  • Patent number: 5493173
Abstract: A field emission cold cathode includes a conductive substrate, an insulating layer formed on the substrate and having plural cavities each for receiving an emitter, a gate electrode for applying a high electric field to the tips of emitters. An annular portion of the gate electrode defines an opening of a corresponding cavity is located at a distance from the substrate smaller than the distance between an elevated middle portion of the gate electrode and the substrate. Parasitic capacitance between the gate electrode and the cold cathode including the substrate and the emitter is reduced due to the large distance between the elevated middle portion of the gate electrode and the substrate. Between the elevated middle portion and the substrate, a second insulating layer or a gap is disposed. The field emission cold cathode can function in a high frequency range while fabricating conical emitters with a small height due to the small distance between the annular portions and the substrate.

  • Patent number: 5482886
Abstract: A method for fabricating a DRAM capacitor, including the steps of forming a double contact hole structure by utilizing an insulating spacer two times, filling only the lower portion of the contact hole, forming a pattern having an undercut portion from two insulating films exhibiting a superior wet etch rate difference, coating a conduction layer over the pattern to form an insulating spacer from a portion of the conduction layer disposed on the stepped pattern portion, and etching the resulting structure at its full surface using the insulating spacer as a mask to isolate a capacitor to be finally formed, whereby a capacitor electrode having a double rectangular frame shape is formed. With such a structure, the inner area of the contact hole can be used as a part of the capacitor, thereby enabling the surface area of capacitor to be increased. Since no separate mask is used for the etching step, it is possible to simplify the fabrication of DRAM capacitor.

  • Patent number: 5478775
Abstract: A semiconductor laser diode of a ridge type includes a double heterostructure in which a cladding layer is formed in a mesa stripe form and a current block layer which selectively buries mesa side and bottom surfaces of the cladding layer. For fabrication, a first step is to grow, sequentially above a substrate, a second cladding layer, an active layer, a first cladding layer and a cap layer. A second step is to etch the first cladding layer and the cap layer respectively in mesa stripe forms. A third step is to selectively grow current blocking layer on the first cladding layer by a metalorganic vapor phase epitaxy process. A fourth step is to grow contact layers respectively on surfaces of the current blocking layer and the cap layer. In the third step, a gas in which HCl is mixed in a concentration within a range of 0.2.about.2 in a (HCl)/(III gas) ratio is used, which enhances re-evaporation of material on a selective mask.

  • Patent number: 5478181
Abstract: The present invention relates to a dockside crane for moving cargo between a dock and a water-borne vessel. The crane has an elongated girder extending horizontally over the dock and the vessel. The crane can vertically raise and lower the girder to change its elevation, so as to minimize distance and time travel for the cargo. A trolley moves horizontally on the girder, and has a cargo engaging device which is lowered to and raised from cargo locations on the dock and vessel. The cargo engaging device can be raised sufficiently adjacent to the trolley, and may be held tightly thereagainst, to permit large horizontal accelerations and velocities with virtually no attendant sway of the trolley or cargo. Preferably, paddles extend downwardly from the trolley to beneath the center of gravity of the cargo, to further ensure no sway is encountered.
