  • Publication number: 20020125498
Abstract: InP heterojunction bipolar transistors having a base layer of InGaAs which are compositionally graded to engineer the bandgap of the base layer to be larger at the emitter/base junction than at the collector/base junction. The graded bandgap can increase DC current gain and speed of the device. A metalorganic chemical vapor deposition method of preparing InP heterojunction bipolar transistors having a base layer with a relatively high concentration of carbon dopant. The high carbon dopant concentration lowers the base sheet resistivity and turn-on voltage of the device.

  • Publication number: 20020121674
Abstract: A semiconductor material which has a high carbon dopant concentration and is composed of gallium, indium, arsenic and nitrogen is disclosed. The material is useful in forming the base layer of gallium arsenide based heterojunction bipolar transistors because it can be lattice matched to gallium arsenide by controlling the concentration of indium and nitrogen. The disclosed semiconductor materials have a low sheet resistivity because of the high carbon dopant concentration obtained.

  • Publication number: 20020105616
Abstract: Alignment of an imaging area of a display with a user's eye provides optimum image quality for the user. Typically, a display is formed of a display panel encased within a carrier. The carrier is used to mechanically align the display panel within a device housing. However, the display panel must first be aligned within the carrier and the carrier and display combination aligned within a device housing. By utilizing the display panel without the carrier, one alignment step is removed from the installation process. Placing the display panel within a housing having an alignment device ensures proper alignment of an imaging area of the display panel with an opening of the housing.

  • Patent number: 6424020
Abstract: The invention relates to device processing, packaging and interconnects that will yield integrated electronic circuitry of higher density and complexity than can be obtained by using conventional multi-chip modules. Processes include the formation of complex multi-function circuitry on common module substrates using circuit tiles of silicon thin-films which are transferred, interconnected and packaged. Circuit modules using integrated transfer/interconnect processes compatible with extremely high density and complexity provide large-area active-matrix displays with on-board drivers and logic in a complete glass-based modules. Other applications are contemplated, such as, displays, microprocessor and memory devices, and communication circuits with optical input and output.

  • Patent number: 6403985
Abstract: Light emitting diodes (LEDs) and LED bars and LED arrays formed of semiconductive material, such as III-V, and particularly AlGaAs/CaAs material, are formed in very thin structures using organometallic vapor deposition (OMCVD). Semiconductor p-n junctions are formed as deposited using carbon as the p-type impurity dopant. Various lift-off methods are described which permit back side processing when the growth substrate is removed and also enable device registration for LED bars and arrays to be maintained.

  • Patent number: 6392806
Abstract: A method and system for providing an improved color image wherein a broad spectrum light is supplied to a phase grating which provides dispersed light having multiple diffraction orders. The dispersed light is supplied to a zero-order phase shifter which shifts the phase of the undiffracted (zero order) light relative to the diffracted light. The light from the phase shifter is thereupon concentrated so that the plane of the phase grating is imaged onto a display having a plurality of pixels assigned to transmit different spectral regions. The depths of the grating elements of each of the grating periods of the phase grating and the depth of the zero-order phase element of the phase shifter are selected to maximize the area of chromaticity space spanned by the different spectral regions at the display.

  • Publication number: 20020030649
Abstract: A color active matrix display system allows random access of pixel electrodes. The control electronics is fabricated with the active matrix circuitry using single crystal silicon technology. The control electronics includes a random access data scanner and random access spec scanners. By selectively actuating pixel electrodes in the active matrix display region, compressed video information can be directly displayed on the active matrix display panel. Color stripes are used to generate sequential color systems to produce a color image from the active matrix display panel.

  • Patent number: 6320568
Abstract: A control apparatus for an active matrix liquid crystal display device is fabricated with the active matrix as a single integrated SOI circuit. The control apparatus and the active matrix are lifted from a silicon substrate and transferred to a glass substrate as a single piece. The control apparatus comprises a video interface, a column driver, and dual row drivers. The video interface operates the active matrix as a multiple-frequency scanning display device. The column driver comprises dual shift register arrays, one array coupled to the even columns and the other array coupled to the odd columns. The even and odd columns operate at opposite polarities. The respective polarities are reversed on every frame by a polarity switch the polarity switch coupled to a video signal amplifier. The control apparatus further comprises sensors for generating a gray-scale feedback signal to adjust the amplifier gain.
