Abstract: A gallium nitride-based device has a first GaN layer and a type II quantum well active region over the GaN layer. The type II quantum well active region comprises at least one InGaN layer and at least one GaNAs layer comprising 1.5 to 8% As concentration. The type II quantum well emits in the 400 to 700 nm region with reduced polarization affect.

Abstract: An optical broadband emitter and the method of making such a broadband emitter are described. Intermixing of closely coupled multiple quantum wells, especially carrier tunneled coupled quantum wells, is described using nano-imprinting of a gel like dielectric layer such as a sol-gel derived SiO2 layer into multiple stepped or graded sections to form intermixing cap regions of different thickness. A thermal annealing process is performed to condense the SiO2 intermixing cap and induce intermixing. A superluminescent diode is described having multiple electrodes deposited over multiple sections of different bandgaps in which each individual electrode can be either forward or reverse biased to different degrees such that each diode section can individually function as a sub-band spontaneous emitter, an amplifier/attenuator, a photon-absorber, a transparent waveguide, or a photodetector/optical power monitor.

Abstract: This invention discloses a stabilized biosolids composition and a method for the stabilization of biosolids. It entails the use of a chemically and biologically reactive material, in the form of ultrafine iron particles. The nanometer-sized iron particles are capable of degrading odorous organosulfur compounds, transforming persistent and toxic organic pollutants such as PCBs and chlorinated pesticides, inhibiting the growth of pathogens by increasing pH and maintaining the increased pH of the stabilized biosolids, immobilizing toxic metal ions such as mercury and lead, and improving the overall quality of biosolids for land application and plant growth.
Abstract: Provided herein is a new material, periodic mesoporous phosphorus-nitrogen compound, which may be used in a variety of emerging technologies. Its surface properties render it promising as a component in a variety of applications, including gas separation and purification systems in which waste gases such as SO2, SO3, or CO2 are separated from other gases. It may also be used as an interlayer dielectric in microelectronic chips. Its structure and composition are useful due to an advantageous and favorable combination of thermal stability, elastic modulus, and dielectric properties. The surface properties and the regularity of the pores furthermore provides utility as shape selective base catalysts. Protonated forms of the material are expected to be useful as a solid acid, and in applications such as acid catalysis. Additionally, because of the thermal behavior of the material, it is useful as “hard” template for other porous materials, without the need of an external reagent.

Abstract: Provided herein are new methods for the fabrication of gold (Au) alloys and films containing metal or semimetal oxides such as oxides of vanadium (V), for example, Au—V2O5 for use in electrical, mechanical, and microelectromechanical systems (“MEMS”). An example embodiment provides a thin film of an alloy comprising Au—V2O5 in a MEMS for a contact switch. Also described herein are gold-metal oxide thin films for use in, e.g. wear-resistant MEMS. Measurements of contact force and electrical contact resistance between pairs of Au or Au—V films show that increased hardness and resistivity in the alloy films results in higher contact resistance and less adhesion than in pure Au.

Abstract: A system for embedding real-time Model Predictive Control (MPC) in a System-on-a-Chip (SoC) devices is provided. In the system, a microprocessor is connected to an auxiliary unit or application-specific matrix coprocessor. The microprocessor can control the operation of the MPC algorithm, i.e., carry out the tasks of input/output for the MPC algorithm, initialize and send the appropriate commands to auxiliary unit and receive back the optimal control moves or instructions from auxiliary unit. The auxiliary unit can operate as a matrix coprocessor by executing matrix operations, e.g. addition, multiplication, inversion, etc., required by the MPC algorithm.
