Abstract: Solar cells fabricated from p-n junctions of boron nitride nanotubes alloyed with carbon are described. Band gaps of boron nitride carbon alloys are tailored by controlling carbon content in the boron nitride nanotubes. High efficiency solar cells can be fabricated by tailoring the band gap of boron nitride carbon alloy nanotubes, and using these nanotubes for fabricating solar cells u. Because boron nitride carbon alloy nanotubes are transparent to most wavelengths of light, the wavelengths not converted to electrons (i.e., absorbed) at a first p-n junction in a solar cell will pass through the stack to another p-n junction in the stack having a different band gap. At each successive p-n junction, each of which has a different band gap from the other p-n junctions in the stack, more wavelengths of light will be converted into electricity. This dramatically increases the efficiency of solar cells.

Abstract: A new route is shown for antibiotic delivery in fighting drug resistant infections. Nanotubes and antibiotics and complexed non-covalently, with no chemical bonding, but through adsorption of antibiotics onto the nanotube surface governed by sufficiently strong molecular attraction between hydrophobic systems of the two. This allows the antibiotics to be freed from the nanotubes more easily as they reach the cell membrane. When antibiotics are introduced with nanotubes in this manner, bacterial resistance is mitigated by nanotube transport potentially into the membrane of the bacteria. Nanotubes used in this way help to overcome antibiotic resistance.

Abstract: A high-voltage n-channel high electron mobility transistor (HEMT) device is provided. In view of a relatively high process difficulty in preparing super junctions on heterojunction devices such as HEMT, the high-voltage n-channel HEMT device provides a surface super junction structure for an n-channel HEMT device. A comb-finger-shaped p-type semiconductor strip block is prepared on a surface of a drift region of the high-voltage n-channel HEMT device, and the p-type semiconductor strip block is electrically connected to a source electrode, so that large-range depletion of a channel of the drift region is realized under a turn-off condition, and a depletion region tolerates a high voltage, thus enhancing a breakdown characteristic of the high-voltage re-channel HEMT device.

Abstract: Disclosed herein are methods, systems, and devices for identifying increased likelihood of non-ST elevation myocardial infarction (NSTEMI) in a patient based on ECG data. The methods can include determining based on the ECG data that the patient lacks ST elevation (STE) and that the patient exhibits a ventricular repolarization dispersion (VRD) score that exceeds a predetermined threshold value. The VRD score can be based in part on a T wave complexity ratio that serves as a temporal marker of VRD for the patient. Other markers of spatial and time qualities of repolarization can also be included in the VRD score. An elevated VRD score in the absence of STE can indicate a likelihood of NSTEMI in the patient and a potential major adverse cardiac event.
