    Abstract: A method and non-volatile storage system are provided in which programming speed is increased by reducing the number of verify operations, while maintaining a narrow threshold voltage distribution. A programming scheme performs a verify operation at an offset level, before a verify level of a target data state is reached, such as to slow down programming. However, it is not necessary to perform verify operations at both the offset and target levels at all times. In a first programming phase, verify operations are performed for a given data state only at the target verify level. In a second programming phase, verify operations are performed for offset and target verify levels. In a third programming phase, verify operations are again performed only at the target verify level. Transitions between phases can be predetermined, based on programming pulse number, or adaptive.

    Abstract: During programming of storage elements, channel-to-floating gate coupling effects are compensated to avoid increased programming speed and threshold voltage distribution widening. In connection with a programming iteration, unselected bit lines voltages are stepped up to induce coupling to selected bit lines, and the amount of coupling which is experienced by the selected bit lines is sensed. When a program pulse is applied, voltages of the selected bit lines are set based on the amount of coupling. The bit line voltage is set higher when more coupling is sensed. The amount of coupling experience by a given selected bit line is a function of its proximity to unselected bit lines. One or more coupling thresholds can be used to indicate that a given selected bit line has one or two adjacent unselected bit lines, respectively.

    Abstract: According to one embodiment, a semiconductor memory device includes a memory cell array, a data memory circuit, a power generation circuit, and a controller. In the memory cell array, a plurality of memory cells which store two-or-more-bit data are arrayed in a matrix. When data is written to all memory cells connected to selected word lines, the controller performs a write operation with a write voltage obtained by adding the step-up voltage to the write voltage until a write count indicating a number of times by which writing is performed reaches a first write count. When the first write count is exceeded, the controller controls whether the step-up voltage is to be added or not, for each write operation.

    Abstract: An e-fuse sense circuit employs a single ended sense scheme in which the reference voltage is compensated for leakage. A reference voltage generator includes a pull-up resistor of similar value to the selected bitline pull-up resistor. As the sensing trip point is adjusted by selection of a bitline pull-up resistor, a pair of pull-up and pull-down resistors are adjusted together to adjust the impedance of the reference voltage generator. A leakage-path simulation structure including a parallel connection of bitcells is added to the reference voltage generator. The leakage-path simulation structure imitates the bitcells on a bitline in the array of e-fuses. Leakage current on the bitline offsets the bitline voltage by a certain error voltage. The reference voltage is also offset by a fraction of the error voltage to balance the shifts in the ‘1’ and ‘0’ margin levels in the presence of leakage.
