    Abstract: An improved process to form a planar spin-on-glass layer on a semiconductor body. The process comprises forming a first dielectric layer over a conductive layer. Next, a spin-on-glass (SOG) layer is formed on the first dielectric layer. The SOG layer can be formed of a silicate or a siloxane, each having different process parameters. The SOG solute is dispensed on a stationary wafer. Then two spin cycles are applied to the wafer: a first low speed cycle is applied while the solute is being dispensed on to the wafer and a second high speed cycle. The stationary SOG dispensing and the first low speed cycle allow the solute to more readily fill in tight valleys between metal line. Moreover, the speed and timing of the low speed spin/dispensing allow the proper amount of solvent to evaporate thus increasing the SOG viscosity which improves the planarization for a given thickness of SOG. This process significantly increases the ability of the SOG to fill between closely spaced lines and form a smooth planar layer.

    Abstract: A new surface counter-doped lightly doped source and drain integrated circuit field effect transistor device is described. A gate silicon oxide layer is formed on the silicon substrate. A layer of polysilicon is deposited over the gate silicon oxide layer and etched to form a gate electrode structure. A first ion implantation is performed at a tilt angle to form lightly doped drain regions in the semiconductor substrate wherein the lightly doped drain regions are partially overlapped by the gate electrode structure. A second ion implantation is performed at a larger tilt angle and lower energy than the first ion implantation wherein the second ion implantation counter-dopes the surface of the lightly doped drain regions to form a very lightly doped drain layer thus making the lightly doped drain regions buried regions.

More particularly, this invention provides the steps of producing an azetidinone represented by the formula I ##STR1## from a carboxylic acid R.sup.2 --D--CH.sub.2 COOH, an aldehyde R.sup.1 --A--CHO and an amine RNH.sub.2, by the steps of: (a) converting a carboxylic acid to the corresponding acid chloride; (b) deprotonating a chiral oxazolidinone and treating the resulting anion with the product of step (a); (c) enolizing the product of step (b) and condensing with an imine; and (d) cyclizing the product of step (c). Steps (c) and (d) of this process are as shown in the following reaction scheme.

    Abstract: A low noise high-frequency clock generator using a low speed voltage controlled oscillator which includes 2m differential delay elements connected in series in an inverting configuration, where m is an integer greater than 0. The output of the 2mth delay element is coupled to the input of the first delay element in a non-inverting configuration. M 2-input exclusive NOR gates are provided wherein respective input pairs are taken from positive terminal inputs of adjacent delay elements. The clock generator also includes an m-input OR gate coupled to the m-outputs from the respective m exclusive NOR gates for generating the clock generator output signal. The delay elements have a variable delay associated therewith controlled by a control delay signal DCS. Changes in the delay associated with each delay element changes the frequency of the clock generator output signal wherein the output frequency is equal to 1/(2d), where d is the time delay associated with each delay element.

    Abstract: Using generated active intermediates or species simultaneously to remove water and organic compounds from the spent sulfuric acid catalyst of the alkylation of olefins and alkanes is disclosed in this invention. Over 90% water and 95% organic compounds of the spent catalyst can be removed by this invention under mild operating conditions, less than 20 atms and in the temperature range from -50.degree. to 250.degree. C. This invention provides a novel process instead of the traditional or commercial process by combustion and treatment of the spent catalyst at high temperature. It is significant to simplify comparing with the traditional process, and is a safe, simple, clean or pollutionless, and cheap one-stage process.

    Abstract: A multichip module substrate for use in a three-dimensional multichip module, and methods of making the same, are disclosed. The substrate comprises a thin film structure, for routing signals to and from integrated circuit chips, formed over a rigid support base. Apertures are formed in the support base exposing the underside of the thin film structure, thereby allowing high density connectors to be mounted on both surfaces of the thin film structure, greatly enhancing the ability to communicate signals between adjacent substrates in the chip module. This avoids the need to route the signals either through the rigid support base or to the edges of the thin film structure. Power and ground, which do not require a high connection density, are routed in low impedance paths through the support base. Preferably, the thin film structure is made of alternating layers of patterned metal, such as copper, and a low dielectric organic polymer, such as a polyimide.
