    Abstract: A semiconductor device has source and drain regions, a gate insulating film, a gate electrode, and a channel region. The channel region includes a region where carriers move between the source and drain regions. An impurity concentration of the channel region is higher at an end portion of a surface depletion layer than at an interface between the semiconductor layer and the gate insulating film. The impurity concentration varies along a direction in which the gate electrode, the gate insulating film and the channel region are successively provided, and it increases substantially linearly near the end portion of the surface depletion layer.

    Abstract: The present invention provides a method for manufacturing a semiconductor device without the use of an anti-reflective coating. In one embodiment, electrical devices are formed on a semiconductor substrate. A material with a low dielectric constant such as an oxide is then deposited. The low dielectric layer is then covered with photoresist and photolithographically processed and subsequently developed. The low dielectric layer is then etched using the pattern formed on the photoresist and the photoresist is later removed. Because this process works in any similar circumstances, good examples of its application are the formation of both contacts and local interconnects.

    Abstract: A substrate for forming a semiconducting layeris provided to grow the semiconducting layer on a major surface thereof, wherein the substrate comprises a single crystal of a chemical formula of XB2 where X contains one of Ti and Zr and the major surface may preferably be substantially parallel to plane (0001) of the single crystal because the plane (0001) of the boride substrate is highly coherent to the lattices of GaN and AlN layers grown eptaxially on the substrate. The single crystal of the substrate may be a solid solution containing impurities of not more than 5%, wherein at least one of the impurities is one selected from Cr, Hf, V, Ta and Nb. Further, a semiconductor device includes the substrate of a single crystal of a chemical formula of XB2 and at least one semiconducting layer which is grown epitaxially on the substrate, the semiconducting layer including a nitride semiconductor of a chemical formula of ZN where Z is one of gallium, aluminum and indium and boron.

    Abstract: A bridge that can effectively use plural paths by restricting a single path by a spanning tree algorithm, thus preventing that a broadcast packet is circulated in a looped communication path when two neighbor brides configuring a spanning tree are physically connected with plural paths. The bridge incorporates a correspondence table for the correspondence between the transmission source Mac address and the transmission destination port of a packet. A transmission source Mac address registration section decides the transmission destination port of a packet to be transmitted from the port to other bridge. The transmission destination port is cataloged on the table. When the transmission packet is a broadcast packet or BPDU packet, it is divided to a specific port among ports of the bridge. Other packets are divided to the corresponding ports by referring to the content cataloged on the table. Thus all the paths can be effectively used.

    Abstract: The present invention further provides a method for forming self-aligned contacts using a dual damascene techniques that reduces the number of process steps and results in a reduction in cycle time, cost and yield loss. In a preferred embodiment, a method for forming a contact and a channel in a dielectric layer over a region on a semiconductor substrate is provided. The contact is self-aligned. The contact and channel are formed by (1) forming a contact opening in the dielectric layer, (2) forming a channel opening in the dielectric layer, wherein the channel opening encompasses the contact opening, (3) extending the contact opening to expose a portion of the region on the semiconductor substrate; and (4) filling the contact opening and the channel opening with a conductive material to form a contact and a channel, respectively.

    Abstract: The present invention provides a method for manufacturing a semiconductor device with an anti-reflective coating (ARC) that does not need to be removed. In one embodiment, electrical devices are formed on a semiconductor substrate. A dielectric layer is then deposited over the electrical devices and the semiconductor substrate, upon which an optically transparent ARC layer of low dielectric constant is then deposited. Photoresist is then deposited on top of the ARC layer and is then photolithographically processed and subsequently developed. The dielectric layer is then etched down to the semiconductor substrate to form contacts or local interconnects. The ARC layer can subsequently be used as a hard mask and does not require removal.

    Abstract: A method of manufacturing a semiconductor device is provided in which multi-layer structures are formed on a semiconductor substrate to form core and peripheral regions. Sidewall spacers are formed around the multi-layer structures and source and drain regions are implanted adjacent the sidewall spacers. The multi-layer structures and the source and drain regions are silicided and a stop layer is deposited over the semiconductor substrate after which a dielectric layer is deposited over the stop layer. A photoresist contact mask is deposited, processed, and used to form core contact openings over the core region, which expose the multi-layer structure in addition to the source and drain regions while covering the peripheral region. Protective secondary sidewall spacers are formed in the core contact openings over the exposed multi-layer structures.

    Abstract: An ink jet recording method forms an ink jet image on a recording medium by serially moving an ink jet recording head having a plurality of ink discharge ports arranged in an array along a conveyance direction of the recording medium. The method includes the step of providing a platen having a planar section upstream in the conveyance direction and a slant section slanted downstream in the conveyance direction and in a direction parting from the ink discharge ports, opposed to an array of the ink discharge ports when the ink jet recording head serially moves. The method further includes the step of forming an ink jet image on the recording medium by ink discharge from the ink discharge ports when the ink jet recording head moves at least three times across a same area of the recording medium, a reverse side of which is supported by the platen.

    Abstract: An ink jet printing member mounted on a scanning carriage to discharge ink for recording while traveling with the carriage includes an extrusion that engages with a hook of the scanning carriage when this member is mounted on the carriage. This extrusion is arranged to dually function to identify the kind of the mounted ink jet printing member in accordance with the location of the extrusion and to secure the printing member on the carriage. With this arrangement, the structure is simplified to reduce the manufacturing costs significantly, while preventing the user from erroneously mounting an ink jet recording member on the carriage for an intended recording.

    Abstract: A recovery device is described for use with a recording head of an ink jet recording apparatus. The recording head is mounted on a carriage which can reciprocate. The recovery device includes a cap for capping an ink discharge portion of the recording head when not in use, and a wiper for wiping out the ink discharge portion with a movement of the carriage. The wiper is disposed outside the cap relative to the recording area. The recording head does not pass through an area occupied by the wiper when the recording head performs a predischarge with respect to the cap during recording.

The controller controls a moving speed of the sheet feeder in accordance with the selected pattern for driving the sheet feeder.
