  • Patent number: 6538287
Abstract: A method for fabricating stacked DRAM capacitors and FET structures for embedded circuits is achieved. The polysilicon capacitor bottom electrodes are formed first on the substrate in the memory regions. A single thin dielectric layer is formed over the bottom electrodes to serve as the interelectrode layer and concurrently on the device areas in the logic regions for the FET gate oxide. A second polysilicon layer is deposited and patterned to form the capacitor top electrodes and concurrently to form the FET gate electrodes. Next the lightly doped drains and source/drain contact areas are implanted to form FETs. Since the source/drain areas are formed after the DRAM capacitors are completed, the high-temperature thermal cycles for the DRAM capacitors are avoided. Therefore the FETs having shallow diffused junctions are formed without thermal degradation. The method also uses fewer processing steps to achieve these novel merged DRAM structures.

  • Publication number: 20030042519
Abstract: Within a method for fabricating a capacitor structure, and a capacitor structure fabricated employing the method, there is formed within an isolation region adjoining an active region of a semiconductor substrate a laterally asymmetric trench which leaves exposed an upper sidewall portion of the active region of the semiconductor substrate. There is then formed within the laterally asymmetric trench a capacitor node layer which contacts the exposed upper sidewall portion of the active region of the semiconductor substrate and extends above the active region of the semiconductor substrate. The capacitor may be a storage capacitor with increased capacitance fabricated within a memory cell structure of decreased dimensions.

  • Patent number: 6515994
Abstract: A method of communication in a communications network permitting efficient asynchronous file transfer from a server to a multiplicity of clients. The method is adaptable to future multicasting, telecommunications and file transfer protocols and provides the benefit of decreased communications network traffic relative to prior art methods with a corresponding savings of server, transmission link, router and router network resources. The method provides for sequential transmission of a dataset in discrete blocks over a single data connection spanning the router network. The method includes subsequent joining of destinations to a transmission already in progress. Each subsequently joined destination begins reception of blocks with the next sequentially transmitted block and continues to receive blocks until all blocks in the dataset have been received.

  • Patent number: 6420226
Abstract: A process for fabricating a buried stack capacitor structure, to be used in a one transistor, RAM cell, has been developed. The process features formation of a self-aligned, ring shaped storage node opening, formed in a top portion of an silicon oxide filled, shallow trench shape, via a selective dry etch procedure. The selective dry etch procedure in combination with subsequent selective wet etch procedures, create bare portions of semiconductor substrate at the junction of the ring shaped storage node opening and the adjacent top surface of semiconductor, allowing a heavily doped region to be created in this region. The presence of the heavily doped region reduces the node to substrate resistance encountered when a storage node structure is formed in the ring shaped storage node structure, as well as on the overlying the heavily doped region.
