  • Publication number: 20080220599
Abstract: A method of fabricating short-gate-length electrodes for integrated III-V compound semiconductor devices, particularly for integrated HBT/HEMT devices on a common substrate is disclosed. The method is based on dual-resist processes, wherein a first thin photo-resist layer is utilized for defining the gate dimension, while a second thicker photo-resist layer is used to obtain a better coverage on the surface for facilitating gate metal lift-off. The dual-resist method not only reduces the final gate length, but also mitigates the gate recess undercuts, as compared with those fabricated by the conventional single-resist processes. Furthermore, the dual-resist method of the present invention is also beneficial for the fabrication of multi-gate device with good gate-length uniformity.

  • Publication number: 20070278523
Abstract: An epitaxial layers structure and a method for fabricating HBTs and HEMTs on a common substrate are disclosed. The epitaxial layers comprise generally a set of HBT layers on the top of a set of HEMT layers. The method can be used to fabricate HBT, E-mode HEMT and D-mode HEMT as well as passive devices, that enabling monolithic integration of a significant number of devices on a common substrate by a cost-effective way.

  • Publication number: 20060266052
Abstract: A passive thermoacoustic cooling apparatus for cooling of components such as miniaturized microelectronics is disclosed. The passive thermoacoustic cooling apparatus includes resonant cavities, a temperature-difference element and a heat conduction element. The temperature-difference element is integrated with the system of resonant cavities for conversion of heat into acoustic power. The heat conducting element connects a heat source to the temperature-difference element, which transmits heat from the source to one end of the temperature-difference component. Due to established temperature gradient across hot and cold ends of the temperature-difference element, acoustic standing wave arises in the resonant cavity system. Forced air convection is thereby generated to cool the heat source.

  • Patent number: 6986667
Abstract: This invention relates generally to an apparatus and a method for securing electronic components, such as semiconductors and LCD devices in a mechanical assembly through an interconnection formed by a tongue-and-groove securing structure. A first element comprises a holder with electronic components mounted thereon that couples into a second element comprising a bisected frame section having two opposing grooves. The invention also embodies a method of assembly which mounts an electronic device on an insertion means, having a lower tongue and an upper tongue into a grooved frame such that sliding the lower tongue into the groove frame on the lower side situates the tongue and subsequent sliding of the tongue in the direction of the groove frame on the upper side, causes the groove to receive the upper tongue, thereby locking the tongue into the assembly.

  • Patent number: 5544116
Abstract: For non-volatile memory devices, such as flash EPROM integrated circuits, which have memory cells and reference cells, and sense circuitry responsive to addressed memory cells and the reference cells, and in which a read potential is supplied to the gate of the selected memory cells and a reference potential is supplied to the gate of a reference memory cell during a read mode, the state of the programmable memory cells is verified by (1) supplying a first verify potential to the gate of an address programmable memory cell; and (2) supplying a second verify potential to the gate of the reference cell which is different from the first verify potential. Because cell current is a very strong function of the gate voltage, applying different gate voltages to the memory and reference cells is equivalent to adjusting the sense ratio.
