    Abstract: Methods of operating non-volatile memory devices are provided including receiving program data and a program address. Memory cells that correspond to the program address are selected from among memory cells in an erased state. The selected memory cells are programmed based on the program data such that each of the selected memory cells is programmed to one of a plurality of programmed states, where threshold voltage distributions of the programmed states are different from each other and are higher than a threshold voltage distribution associated with the erased state. By programming all or a portion of the memory cells corresponding to the erased state to have positive threshold voltages, degradation of the data retention capability of the memory cells may be reduced.

The battery temperature control device includes: a refrigerant circulation line (R) having a compressor (110), an indoor heat exchanger (130), expansion means (140, 150) and an outdoor heat exchanger (120); a coolant circulation line (W) which circulates a heater core (240) mounted to heat the interior of the vehicle; and a coolant heat exchanger (220) mounted to exchange heat between refrigerant circulating the refrigerant circulation line (R) and coolant circulating the coolant circulation line (W), wherein a battery (210) is arranged on the coolant circulation line (W). Due to the coolant circulation line which can heat the interior of the vehicle and the battery at the same time, the battery temperature control device and the air conditioner can heat the interior of the vehicle and the battery effectively.

The vehicle air-conditioning system may prevent a reverse flow of outdoor air into a cold air discharge port and a hot air discharge port due to the wind pressure when driving by forming a shielding means at the sides of the cold air discharge port and the hot air discharge port, which discharge the cold and hot air of the air-conditioning case to the outside, thereby improving the cooling and heating performance by smoothly discharging heat through the cold air discharge port and the hot air discharge port.
