    Abstract: An integrated circuit substrate having embdedded passive components provides a reduced cost and compact package for a die and one or more passive components. An insulating layer of the substrate is embossed or laser-ablated to generate apertures for insertion of a paste forming the body of the passive component. A resistive paste is used to form resistors and a dielectric paste is used for forming capacitors. A capacitor plate may be deposited at a bottom of the aperture by using a doped substrate material and activating only the bottom wall of the aperture, enabling plating of the bottom wall without depositing conductive material on the side walls of the aperture. Vias may be formed to the bottom plate by using a disjoint structure and conductive paste technology. Connection to the passive components may be made by conductive paste-filled channels forming conductive patterns on the substrate.

    Abstract: A die-attach method and assembly using film and epoxy bonds speeds manufacturing for large die assemblies while providing improved bond characteristics. An adhesive film defining an epoxy flow mask is attached to the die or substrate, epoxy is dispensed within the epoxy flow mask area and the die is then bonded to the substrate. The film controls the flow of the epoxy, preventing spillover. Additionally, the epoxy area can be made small with respect to the die size, reducing the time required to dispense the epoxy and reducing the amount of epoxy material required.

    Abstract: An integrated circuit substrate having laser-embedded conductive patterns provides a high-density mounting and interconnect structure for integrated circuits. Conductive patterns within channels on the substrate provide interconnects that are isolated by the channel sides. A dielectric material is injection-molded or laminated over a metal layer that is punched or etched. The metal layer can provide one or more power planes within the substrate. A laser is used to ablate channels on the surfaces of the outer dielectric layer for the conductive patterns. The conductive patterns are electroplated or paste screen-printed and an etchant-resistive material is applied. Finally, a plating material can be added to exposed surfaces of the conductive patterns. An integrated circuit die and external terminals can then be attached to the substrate, providing an integrated circuit having a high-density interconnect.

    Abstract: An integrated circuit substrate having laminated laser-embedded circuit layers provides a multi-layer high-density mounting and interconnect structure for integrated circuits. A prepared substrate, which may be a rigid double-sided dielectric or film dielectric with conductive patterns plated, etched or printed on one or both sides is laminated with a thin-film dielectric on one or both sides. The thin-film is laser-ablated to form channels and via apertures and conductive material is plated or paste screened into the channels and apertures, forming a conductive interconnect pattern that is isolated by the channel sides and vias through to the conductive patterns on the prepared substrate. An integrated circuit die and external terminals can then be attached to the substrate, providing an integrated circuit having a high-density interconnect.

The bond pads are directly connected to the corresponding first vias without the use of a solder and without the need to form a solder wetting layer on the bond pads.

    Abstract: An integrated circuit substrate having embedded wire conductors provides high-density interconnect structure for integrated circuits. Wires are shaped to form a conductive pattern and placed atop a dielectric substrate layer. Additional dielectric is electro-deposited over the wires to form an insulating layer that encapsulates the wires. One or more power planes may be embedded within the substrate and wires within the conductive pattern may be laser-welded to vertical wire stubs previously attached to a power plane. Vias may be formed by mechanically or laser drilling (or plasma or chemical etching) through any power planes and screening a copper paste into the drilled holes to form conductive paths through the holes. Via conductors may then be exposed by a plasma operation that removes dielectric, leaving the ends of the via conductors exposed. Wires within the conductive pattern may then be laser-welded to the via conductor ends.

    Abstract: A solderable injection-molded integrated circuit substrate provides a mounting and interconnect structure for integrated circuits. Circuit traces within channels on the substrate provide interconnects that are isolated by the channel sides and solderable mounting contacts for Ball Grid Array (BGA) or wire-bondable integrated circuit dies. The substrate is injection-molded and then electroplated or seed plated and an etchant-resistive material is applied. The substrate is exposed to an etchant, removing the plated material from undesired locations and leaving the plated material in contact areas and trace areas within the channels. An integrated circuit die is then wire-bonded or solder ball attached to the substrate.

    Abstract: An integrated circuit having multiple power/ground connections to a single external terminal and method for manufacturing an integrated circuit provides an integrated circuit having a reduced number of external power/ground terminals. The multiple connections may be made by conductive circuit paths on one side of the substrate and a terminal pad on the same side of the substrate, with the conductive circuit paths leading from die terminals terminating at the terminal pad, or a via may be formed either directly above the terminal pad or contacting its circumference to provide a connection through from the opposite side of the substrate. Multiple vias may be formed above the terminal pad and within its circumference to provide connection of multiple die terminals to the terminal pad.

    Abstract: A semiconductor package and a method and a substrate for making the package are disclosed. The substrate of an exemplary package includes metal circuit patterns covered by a layer of an insulative nonphotoimageable solder mask material. A plurality of apertures are formed by laser ablation through the nonphotoimageable solder mask layer so as to expose a selected region of at least some of the circuit patterns. A bond wire is electrically connected between a semiconductor chip connected to the substrate and the respective circuit patterns through the laser-formed aperture over the circuit pattern.
