  • Patent number: 6746900
Abstract: In a method of forming an integrated circuit, a sacrificial layer is formed over a substrate. The sacrificial layer has a gate trench formed therein and a first layer of a first material formed over the substrate in the gate trench. A second layer of a second material is formed over the first layer in the gate trench. The first and second layers are processed to form a layer of a high-K dielectric material.

  • Patent number: 6742733
Abstract: A disk data destroyer comprises a housing, a data destroying shaft set, a motor driver and a sensor. The housing is provided with a hollow receiving chamber, a disk insertion slot and a disk outlet opposite said insertion slot. The sensor is mounted inside said housing adjacent to said disk insertion slot and adapted to output a driving signal to start said motor driver to drive the data destroying shaft set to rotate upon insertion of a data storage disk into said disk insertion slot such that the inserted disk is pressed by the data destroying shaft set so as to destroy storage data thereof.

  • Patent number: 6617638
Abstract: A method is provided to form a split-gate flash memory not susceptible to inadvertent reverse tunneling during programming. This is accomplished by forming a silicon nitride spacer on the negatively tapered walls of the floating gate of the cell which serves as a barrier to reverse tunneling. The negatively tapered walls, in contrast to vertical walls, is disclosed to provide a geometry better suited for forming thicker spacers around the floating gate, which in turn serve to act as a more robust barrier to reverse tunneling. Furthermore, it is shown that the method requires fewer steps than practiced in prior art.

  • Patent number: 6580133
Abstract: A method is provided for forming an improved contact opening of a semiconductor integrated circuit, and an integrated circuit formed according to the same. Planarization of the semiconductor structure is maximized and misalignment of contact openings is tolerated by first forming a conductive structure over a portion of a first body. A thin dielectric layer is formed at least partially over the conductive structure. A thick film, having a high etch selectivity to the thin dielectric layer, is formed over the dielectric layer. The thick film is patterned and etched to form a stack substantially over the conductive structure. An insulation layer is formed over the thin dielectric layer and the stack wherein the stack has a relatively high etch selectivity to the insulation layer. The insulation layer is etched back to expose an upper surface of the stack.

  • Publication number: 20030085297
Abstract: An aromatic packaging bag includes at least two sheets of soft surface films connected along their perimeters to define a receiving space between them, and a rigid plastic frame connected to peripheral edges of the surface films. An amount of colloidal aromatic is filled in the receiving space to outward expand the surface films into a curved configuration that provides increased deformation flexibility for the packaging bag. The aromatic keeps in contact with both surface films and gradually diffuses into ambient atmosphere via micro pores on the surface films until there is only a very small amount of residual aromatic in the aromatic packaging bag. The residual aromatic is then naturally compressed and disintegrated by atmospheric pressure into non-colloidal powder.

  • Patent number: 6553375
Abstract: The present invention is a novel management system for selectively distributing applications and databases from a server computer to a plurality of intermittently connected handheld devices. The applications and databases to be downloaded and deleted are first selected from an application list maintained by handheld devices. After established a connection with the server computer, the application list of selected applications is copied to the server computer which maintains an access control list indicating which applications are permitted to be downloaded to which handheld devices. The server computer examines the application list and the access control list to determine which applications are both selected and are authorized for use by the handheld device. After determining that requested applications are authorized for requesting devices, these applications are downloaded. If the connected handheld device does not have that the application list, the application list is created for it and downloaded.

  • Publication number: 20030071306
Abstract: A method is provided for forming an improved planar structure of a semiconductor integrated circuit, and an integrated circuit formed according to the same. A field oxide is grown across the integrated circuit patterned and etched to form an opening with substantially vertical sidewalls exposing a portion of an upper surface of a substrate underlying the field oxide where an active area will be formed. A gate electrode comprising a polysilicon gate electrode and a gate oxide are formed over the exposed portion of the substrate. The polysilicon gate has a height at its upper surface above the substrate at or above the height of the upper surface of the field oxide. The gate electrode preferably also comprises a silicide above the polysilicon and an oxide capping layer above the silicide. LDD regions are formed in the substrate adjacent the gate electrode and sidewall spacers are formed along the sides of the gate electrode including the silicide and the capping layer.

  • Patent number: 6472719
Abstract: A method for forming a semiconductor device having air regions, the method comprises providing a base, forming a pattern of metal leads, depositing a layer of oxide over the metal leads, forming a layer of nitride over said layer of oxide, opening and etching a trench down to the base layer of material, and depositing and planarizing a dielectric layer. An alternate approach teaches the deposition of a layer of SOG over the layer of oxide that has been deposited over the metal leads, planarizing this layer of SOG down to the top of the metal leads, depositing a layer of PECVD oxide, patterning and etching this layer of PECVD oxide thereby creating openings that are in between the metal leads. The SOG that is between the metal leads can be removed thereby creating air gaps as the Intra-level dielectric for the metal leads.

  • Patent number: 6469314
Abstract: An LED and a method of fabricating the LED which utilize controlled oxygen (O) doping to form at least one layer of the LED having an O dopant concentration which is correlated to the dominant emission wavelength of the LED. The O dopant concentration is regulated to be higher when the LED has been configured to have a longer dominant emission wavelength. Since the dominant emission wavelength is dependent on the composition of the active layer(s) of the LED, the O dopant concentration in the layer is related to the composition of the active layer(s). The controlled O doping improves the reliability while minimizing any light output penalty due to the introduction of O dopants. In an exemplary embodiment, the LED is an AlGaInP LED that includes a substrate, an optional distributed Bragg reflector layer, an n-type confining layer, an optional n-type set-back layer, an active region, an optional p-type set-back layer, a p-type confining layer and an optional window layer.

  • Patent number: 6438576
Abstract: A distributed object rendering method and system for a collaborative data network is disclosed. The data network, which may include the Internet, has attached computing nodes, including object requestor nodes, object source nodes, and intermediate nodes which may be proxy servers. The method can allow each participating proxy server to adapt to the dynamic load conditions of itself as well as proxies, as well as to dynamic traffic conditions in the data network. The determination of which proxy or set of proxies is to perform object rendering and caching is based on a distributed, collaborative method that is adopted among the proxies. The criteria for such a method can include the bandwidth and current load of the network links among proxies, and/or the respective CPU usage of the proxies. If an object rendering can be staged, e.g., different resolution rendering, it can be performed by more than one of the proxies.
