    Abstract: In a flash memory device, which can maintain an enhanced electric field between a control gate and a storage node (floating gate) and has a reduced cell size, and a method of manufacturing the flash memory device, the flash memory device includes a semiconductor substrate having a pair of drain regions and a source region formed between the pair of drain regions, a pair of spacer-shaped control gates each formed on the semiconductor substrate between the source region and each of the drain regions, and a storage node formed in a region between the control gate and the semiconductor substrate. A bottom surface of each of the control gates includes a first region that overlaps with the semiconductor substrate and a second region that overlaps with the storage node. The pair of spacer-shaped control gates are substantially symmetrical with each other about the source region.

The system includes a half mirror to reflect a predetermined amount of incident light and to transmit a remaining amount of the incident light, an image input unit to input an image reflected from the half mirror, a position identifying unit to identify a position of a first subject included in the input image, and a target tracking unit to track the first subject with reference to the identified position by radiating a laser transmitted through the half mirror onto the first subject along an axis from the half mirror and onto the first subject.

    Abstract: A method for fabricating a laser diode comprising providing a laser diode epitaxial structure and depositing a metal layer stack on the epitaxial structure, the stack comprising a contact and sacrificial layer. A ridge is formed in the laser diode epitaxial structure, the stack being the mask forming the ridge. An insulting layer is deposited over the ridge and at least a portion of the sacrificial layer is removed. At least a portion of the insulating thin film at the top of the stack is also removed. A pad metal is deposited in electrical contact with the contact and the pad metal is insulated from the ridge and laser diode epitaxial structures by the insulting layer. A laser diode fabricated using the method comprises a laser diode epitaxial structure having a ridge with mesas on the sides of the ridge. A p-contact is on the ridge, and an insulating layer covers the exposed surfaces of the ridge, and at least a portion of the mesas.

The method comprises provides, at a POS environment, a digital image capture and processing system having a system housing with an imaging window, and an area-type illumination and imaging station disposed within said system housing, for projecting a coextensive area-type illumination and imaging field (i.e. zone) through said imaging window into a 3D imaging volume during object illumination and imaging operations. As the object is moved through the 3D imaging volume, its motion is automatically detected, and signals indicative of said detected object motion are generated. In response to the generated signals, a first field of visible illumination is produced from an array of visible LEDs, simultaneously with a second field of invisible illumination from a array of infrared (IR) LEDs.

    Abstract: Provided is a method for manufacturing a semiconductor device. In the method, a gate oxide layer, a gate polysilicon layer, and a capping oxide layer are sequentially formed on a semiconductor substrate. A photoresist pattern is formed on the capping oxide layer. The capping oxide layer, gate polysilicon layer, and gate oxide layer are sequentially etched using the photoresist pattern as an etch mask. Ions are then implanted into the semiconductor substrate using the photoresist pattern as a mask. A thermal diffusion process is performed to form source/drain regions. The capping oxide layer is removed, and ions are implanted into the gate polysilicon layer. After metal is deposited on the gate polysilicon layer, a silicide is formed.
