    Abstract: A method of forming a fin field effect transistor on a semiconductor substrate includes forming a fin-shaped active region vertically protruding from the substrate. An oxide layer is formed on a top surface and opposing sidewalls of the fin-shaped active region. An oxidation barrier layer is formed on the opposing sidewalls of the fin-shaped active region and is planarized to a height no greater than about a height of the oxide layer to form a fin structure. The fin structure is oxidized to form a capping oxide layer on the top surface of the fin-shaped active region and to form at least one curved sidewall portion proximate the top surface of the fin-shaped active region. The oxidation barrier layer has a height sufficient to reduce oxidation on the sidewalls of the fin-shaped active region about halfway between the top surface and a base of the fin-shaped active region. Related devices are also discussed.

    Abstract: A transistor-outline TO-can type optical module includes a stem, a sub-mount arranged in the stem and a laser diode (LD) is mounted in the sub-mount. A photo diode (PD), which has an inclined light incident surface, converts light emitted from the LD to current. A plurality of leads is extended through the stem while electrically being connected to the sub-mount. The inclined light incident surface of the PD permits that sufficient monitoring of photocurrent can be obtained and a p-side up bonding of a p-type electrode is allowed. Thus, the SMSR of the LOB is increased. A bias-tee is built in the TO-can to reduce heat caused by DC current and to increase opto-electric efficiency while suppressing an increase in the temperature of an LD chip.

In the OE transmitter IC, a driving circuit, which includes a double heterojunction bipolar transistor (DHBT) and amplifies received electric signals to drive an electroabsorption (EA) modulator, and the EA modulator with a multi-quantum well (MQW) absorption layer are integrated as a single chip on a semi-insulating substrate. The MQW absorption layer of the EA modulator and an MQW insertion layer of the DHBT are formed to different thicknesses from each other using a selective MOCVD growth process.

A U-shaped heat pipe is fixed to the base and includes an evaporating portion contacting the base and two condensing portion extending from opposite ends of the evaporating portion and through a plurality of first fins stacked together parallel to each other. A plurality of second fins extends from the base towards the first fins and supports the first fins. A reinforcement is fixed on the base and joins with some of the first fins, thereby enhancing integrity of the first fins.

    Abstract: Disclosed is a process of preparing aromatic hydrocarbons and liquefied petroleum gas (LPG) from a hydrocarbon mixture, in which a non-aromatic compound in the hydrocarbon feedstock mixture is converted into a gaseous material having a large amount of LPG through hydrocracking, and an aromatic compound therein is converted into an oil component having large amounts of benzene, toluene, and xylene (BTX) through dealkylation and transalkylation, in the presence of a catalyst obtained by supporting platinum/bismuth onto a mixture support having zeolite and an inorganic binder. The gaseous product is separated into LPG and a mixture of methane and ethane depending on differences in boiling point through distillation, while the liquid product is separated into benzene, toluene, xylene, and C9+ aromatic compounds depending on differences in boiling point through distillation.

    Abstract: Disclosed is a process of preparing sustained release microspheres, containing a biodegradable polymer as a carrier and a drug, using spray drying. The process comprises preparing a solution, suspension or emulsion containing a biodegradable polymer, a drug and a solvent; spray drying the solution, suspension or emulsion; and suspending spray-dried microspheres in an aqueous solution containing polyvinyl alcohol to remove the residual solvent and increase the hydrophilicity of the microsphere surface. The process enables the preparation of microspheres having high drug encapsulation efficiency, almost not having a toxicity problem due to the residual solvent, and having good syringeability. The microspheres prepared according to the present invention release an effective concentration of a drug in a sustained manner for a predetermined period when administered to the body, and are thus useful in the treatment of diseases.

    Abstract: A method to form a barrier layer and contact plug using a touch up RIE. In a first embodiment, we form a first barrier layer over the dielectric layer and the substrate in the contact hole. The first barrier layer is comprised of Ta. A second barrier layer is formed over the first barrier layer. The second barrier layer is comprised of TaN or WN. We planarize a first conductive layer to form a first contact plug in the contact hole. We reactive ion etch ( e.g., W touch up etch) the top surfaces using a Cl and B containing etch. Because of the composition of the barrier layers and RIE etch chemistry, the barrier layers are not significantly etched selectively to the dielectric layer. In a second embodiment, a barrier film is comprised of WN.

Since the metal wirings are formed along the sloped surface without trenches or windings between the light source stand and the silicon substrate, no disconnection of metal lines at a corner occurs.
