    Abstract: An RTA method has a limitation on miniaturization. The RTA method needs a heating time of several seconds, and has a risk that impurities are diffused into a deep portion, since a semiconductor substrate is heated at a high temperature. Thus, the RTA method has a difficulty in responding miniaturization which is expected in the future. According to the present invention, a fundamental wave is used without putting laser light into a non-linear optical device, and laser annealing is conducted by irradiating an impurity diffusion layer with pulsed laser light having high intensity and a high repetition rate, so as to electrically activate the impurities. By the present invention, a thin layer on the surface of a silicon substrate can be partially melted to conduct activation. Further, the width of the region activated by laser-scanning once can be increased, and thus the productivity can be enhanced dramatically.

    Abstract: It is an object of the present invention to provide a laser irradiation apparatus and a laser irradiation method which can conduct a laser process homogeneously to the whole surface of a semiconductor film. A laser beam oscillated from a laser crystal having a wide wavelength range and a beam homogenizer are used. Since the laser beam having a wide wavelength range has low coherency, an interference pattern does riot appear on a semiconductor film. Moreover, a linear beam having a length of several meters or more in its major axis can be formed, which increases throughput of a laser anneal process.

    Abstract: A di(aminomethyl)-substituted aromatic compound is produced by a two-stage hydrogenation. In the first stage, an aromatic dinitrile is hydrogenated into a cyano(aminomethyl)-substituted aromatic compound in the presence of a Pd-containing catalyst. The resultant cyano(aminomethyl)-substituted aromatic compound is then hydrogenated in the second stage into the target di(aminomethyl)-substituted aromatic compound in the presence of a Ni- and/or Co-containing catalyst. By the above method, the di(aminomethyl)-substituted aromatic compound is produced in a high selectivity and a sufficiently high yield without reducing the catalyst life.

    Abstract: A solid electrolytic capacitor of the present invention has a structure where respective anode sections of capacitor elements are joined to an anode lead frame by resistance welding via a through hole formed in the anode lead frame. Current thus collects to the through hole during the welding to break a dielectric oxide film layer to expose aluminum foil, and the molten aluminum collects into the through hole. Stable welding work is therefore allowed without splashing the aluminum, and a solid electrolytic capacitor having high welding strength, high reliability, and reduced ESR can be obtained.
