The method also includes, in response to the testing indicating that the at least one path fails, modifying at least one of the IC layout diagram, at least a portion of at least one library having cells included in the IC layout diagram, or a manufacturing process for manufacturing an IC corresponding to the IC layout diagram.

    Abstract: Disclosed is an exhaust gas purification catalyst with a multilayered structure including an ultra-thin layer with a thickness of 20 micrometers or less and containing Rh, Pd, or both as at least one precious metal component, and to a method of manufacturing the same. The method includes a step of forming an ultra-thin layer having a thickness of 20 micrometers or less as the top layer of the catalyst by applying a polymer coating solution containing a polymer having a functional group capable of chelating with the precious metal component(s) on the surface of the multilayer structure of the catalyst. The disclosed catalyst exhibits improved removal efficiency for THC, CO, and NOx contained compared to an existing thin film-type catalyst. Since the disclosed catalyst is coated with a thin coating layer containing at least a portion of precious metal components, the disclosed catalyst exhibits improved performance while using the same amount of precious metal components as in conventional catalysts.

    Abstract: Described is a method of coating the inside of an exhaust gas purification catalyst filter with a predetermined amount of catalyst slurry while adjusting the distribution of catalyst components in or on a cell wall of the filter. A predetermined amount of catalyst slurry can be injected into an internal channel of a filter to solve conventional problems caused by excess or surplus slurry injection. The predetermined amount of slurry injected into the internal channel of the filter is coated on or in the cell wall, depending on the viscosity and particle size of the slurry. This enables a coating profile in which the slurry distribution at a front portion of the filter and the slurry distribution at a back portion of the filter differ from each other.

    Abstract: Improved process flows and methods are provided herein for forming a passivation layer on sidewall surfaces of openings formed in an amorphous carbon layer (ACL) to avoid bowing during an ACL etch process. More specifically, improved process flows and methods are provided to form a silicon-containing passivation layer on sidewall surfaces of the openings created within the ACL without utilizing atomic layer deposition (ALD) techniques or converting the silicon-containing passivation layer to an oxide or a nitride. As such, the improved process flows and methods disclosed herein may be used to protect the sidewall surfaces of the ACL and prevent bowing during the ACL etch process, while also reducing processing time and improving throughput.

    Abstract: Improved process flows and methods are provided that use a cyclic dry process to transfer a pattern from a patterned organic layer to an underlying silicon-containing layer. The cyclic dry process disclosed herein includes a deposition step, an etch step and a purge step, which may be repeated a number of cycles to progressively etch the exposed portions of the silicon-containing layer. Unlike conventional pattern transfer processes, the cyclic dry process described herein anisotropically etches the silicon-containing layer with high selectivity to the patterned organic layer. In doing so, the disclosed process improves pattern transfer performance and avoids problems typically seen in conventional pattern transfer processes such as, e.g., CD enlargement, CD distortion and/or complete loss of photoresist.
