  • Patent number: 5367727
Abstract: A waterbed structure, in which added lumbar support is provided by a padded cover atop the bag (which also provides extra thermal insulation and padding). The padded cover includes a sheet of convoluted foam which covers essentially the full length of the mattress. This sheet of convoluted foam is stiffened, over the middle part of the mattress length, by a complementary piece of convoluted foam which is mated with it. The increase in thickness caused by having two pieces of convoluted foam face-to-face is relatively small. Thus, this arrangement provides extra firmness under the torso, while maintaining an essentially flat upper surface.

Abstract: A method of upsetting and flaring a thin-walled metal tubular probe with one closed end onto a non-metallic plate in a single tooling set-up. The closed end of the tubing probe is inserted in a hole in the plate and a mandrel inserted in the open end of the tube and spring biased to register against the interior of the closed end of the tube which has an anvil washer received thereover which supports the tube wall. A pilot tool is registered against the closed end of the tube; and, an annular tool is received over the mandrel and registers against the open end of the tube. With the annular tool supporting axially the open end of the tube, the pilot tool is moved against the closed end of the tube and bulges a portion of the tube in a recess provided in the plate or in the anvil washer against one side of the plate. The annular tool is then moved axially to flare the open end of the tube against the opposite side of the plate.

  • Patent number: 5367763
Abstract: A method and apparatus for testing and connecting integrated circuit chips to external packaging and circuitry. A plurality of electrically conductive leads are formed on an electrically insulative substrate by tape automated bonding methods. The leads extend from peripherally disposed test terminals to centrally disposed interconnect pads and are aligned therebetween with bond pads that are disposed near a perimeter of a face of a chip. The leads are connected to the bond pads and are encapsulated with a cement, and the substrate is adhered to the chip face. Electronic characteristics of the chip are tested by channeling electrical signals via the test terminals. The leads are then severed closely peripheral to the bond pads, disconnecting the test terminals from the chip. The chips that pass the testing are connected via the interconnect pads, which may be arranged in a pad grid array, to matching terminals in a package.

Abstract: A multi-layer circuit panel assembly is formed by laminating circuit panels with interposers incorporating flowable conductive material at interconnect locations and a flowable dielectric materials at locations other than the interconnect locations. Excess materials are captured in reservoirs such as within vias in the circuit panels and apertures in interior elements within the interposers. The flowable materials of the interposers, together with the reservoirs, allow the interposers to compress and take up tolerances in the components. The flowable dielectric material encapsulates conductors on the surfaces of the circuit panels.

  • Patent number: 5367765
Abstract: A method of fabricating an integrated circuit chip package is provided in which a multi-chip module is formed by mounting a plurality of IC chips on a single silicon circuit board by means of flip-chip interconnection. Compared with a conventional multi-chip module in which, in order to obtain a uniform gap between IC chips and a silicon circuit board, metal bumps provided on both the silicon circuit board and the IC chips are used, such gap is defined in the present method by thicknesses of organic insulating films formed on both the IC chips and the circuit board. That is, height of metal bumps is selected such that it is smaller than a sum of the thicknesses of the insulating films and that closed spaces due to melting of solder for metal bump connection is prevented from being formed between the organic insulating films.

Abstract: Thin and durable level-one and level-two integrated circuit packages are provided. A thin and durable level-one package is achieved in one method involving a molding technique of evenly applying molding compound to an integrated circuit die element. The casing surrounding a die element may be reduced or eliminated in part to thin the level-one package provided any necessary steps are taken to ensure the integrity of the package. Moisture-barriers, as an example, may be provided to the upper and/or lower surfaces of the thin level-one package. Additionally, a thin level-one package may also be constructed with one or more metal layers to prevent warpage. These level-one packages may be aligned in a stacked configuration to form a thin and durable horizontal level-two package. Various thermal conductors may be thermally coupled to the level-two package to help dissipate heat.
