    Abstract: In measuring the position of a bonding tool accurately in offset correction in a bonding apparatus, the tool is moved to approach a reference member, the tool is illuminated with a reference pattern by a laser diode, and the deviation between the reference member and tool in one horizontal direction is measured based upon the image of the reference pattern projected on the tool. A position detection camera images the tool in another horizontal direction, thus measuring the deviation of the tool and reference member. The position detection camera is moved to approach the reference member, and the deviation between the position detection camera and the reference member is measured by the position detection camera. The accurate offset amounts between the position detection camera and the tool are determined based upon these measured values and amounts of movement of the position detection camera and the tool.

    Abstract: A back-up tooling apparatus for supporting the inner side of a hollow cylindrical workpiece during a circumferential friction stir weld includes a plurality of arcuate shoes configured to mate end-to-end to form a substantially continuous ring, and an expandable support for supporting the shoes and operable to retract and expand the shoes inward and outward. The expandable support includes at least one rotatable feed screw and central support members mounted on the feed screw or screws and pivotally connected to the shoes by support arms. The central support members are moved axially toward or away from each other for expanding or retracting the shoes. The shoes in one embodiment overlap in the circumferential direction, and a seal material is disposed between mating end faces of adjacent shoes. A restraining device is provided for clamping about the workpiece to reduce thermal expansion thereof. Cable-and-winch and geared drive devices are provided for rotatably driving the workpiece from its outer surface.

    Abstract: Apparatus for connecting a first area array component to a substrate with a joining material. The apparatus has a nozzle directing heat toward both the first area array component and the portion of the substrate beneath the first area array component to melt the joining material. An elastic seal contacts the substrate and prevents the heat from affecting other components adjacent the first area array component. The nozzle is pressed against the substrate to restrain warping of the substrate, which might be caused by the heating of the first area array component, and to prevent damage to the substrate. The nozzle can tilt so that it conforms to the surface of the substrate. The first area array component is allowed to move freely in the direction of a plane of the substrate under the surface tension of the molten joining material during heating to center the first area array component.
