  • Patent number: 6828192
Abstract: A trench capacitor is formed in a trench, which is disposed in a substrate. The trench is filled with a conductive trench filling which functions as an inner capacitor electrode. An epitaxial layer is grown on the sidewall of the trench on the substrate. A buried strap is disposed between the conductive trench filling with the second intermediate layer and the epitaxially grown layer. A dopant outdiffusion formed from the buried strap is disposed in the epitaxially grown layer. Through the epitaxially grown layer, the dopant outdiffusion is further removed from a selection transistor disposed beside the trench, as a result of which it is possible to avoid short-channel effects in the selection transistor.

  • Patent number: 6825079
Abstract: In order to form an oxide cover on a conductive filling in a trench in a semiconductor substrate an HDP oxide is deposited on the conductive filling using a PECVD method. In this case, the layer thickness on the horizontal surface of the conductive material is greater than the layer thickness on the sidewalls of the trench. Furthermore, the layer thickness is limited in such a way that the surface of the HDP oxide within the trench has a depth with respect to the surface of the semiconductor substrate surrounding the trench, or a layer disposed thereon. In a subsequent CMP step, the HDP oxide is removed from the surrounding surface. In an isotropic etching step, the HDP oxide is removed from the sidewalls. The result is a horizontal insulation layer with a layer thickness that varies only to a slight extent over the semiconductor substrate.

  • Patent number: 6822916
Abstract: As a consequence of DRAM memory cell miniaturization, the available space for read/write amplifiers decreases in width from hitherto 4 bit line grids to 2 bit lines grids. Conventionally previously known read/write amplifiers cannot be accommodated on this reduced, still available space. Therefore, it has not been possible hitherto to provide read/write amplifiers arranged beside one another which would manage with the novel DRAM memory cell spacings. The principle underlying the invention is based on replacing at least some of the transistors of conventional design which are usually used for read/write circuits by “vertical transistors” in which the differently doped regions are arranged one above the other or practically one above the other. Compared with the use of conventional transistors, the use of vertical transistors saves enough space to ensure an arrangement of a read/write circuit in the grid even with a reduced grid width.

  • Patent number: 6821491
Abstract: A muffler and an associated assembly for cleaning exhaust gas, especially from small engines, include a metal catalyst carrier body and a retaining element which is preferably built into a muffler casing. The catalyst carrier body has a plurality of inner flow paths and is mounted in an exhaust pipe. The retaining element has an opening which surrounds at least a part of a jacket surface of the catalyst carrier body and is directly secured thereto, so that the catalyst carrier body remains dimensionally stable and can be transported. The retaining element can be joined to the exhaust pipe casing which forms an inflow chamber and an outflow chamber in such a way that the retaining element seals and separates the two chambers from each other. Due to the use of the retaining element, no jacket tube is required for the catalyst carrier body which enables the carrier body to be built into a muffler casing both directly and easily. A method for producing the assembly is also provided.

  • Patent number: 6821863
Abstract: A semiconductor component has a cavity formed in a monocrystalline silicon substrate. The wall of the cavity is covered by a cover layer, at least in an upper collar region, and a covering layer is then applied to the surface of the silicon substrate using a selective epitaxial growth method. The cavity is thereby covered in the process. The method is physically simple and can be carried out cost-effectively. In particular, the described method can be used in order to cover a trench prior to high-temperature processes during the production of a DRAM memory, and to open the trench once again after the high-temperature processes, in order to provide a trench capacitor.

  • Patent number: 6823024
Abstract: To demodulate a frequency-modulated signal having an offset, two time constants are provided in a filter unit. The filter unit has two analog or digital low-pass filters or high-pass filters. A first switch is used to change over between the two time constants. If a plurality of bits having the same state succeed one another in a setting mode, the first switch is used to change over to a slower time constant so as not to corrupt the threshold voltage that is to be ascertained. In a normal mode, the stored threshold voltage is, then, used to distinguish between the states coded in an input signal. In such a context, the slower time constant is valid in the normal mode.
