  • Patent number: 6329716
Abstract: For forming a contact electrode to an n-type contact layer of a gallium nitride-based compound semiconductor, the n-type contact layer of the gallium nitride-based compound semiconductor is exposed to an oxygen plasma to form an oxygen-doped surface layer in a surface of the n-type contact layer, and then, an electrode metal is formed on the oxygen-doped surface layer. With this arrangement, an n-type contact electrode having a low specific contact resistance is obtained with good reproducibility, with performing no annealing after formation of the electrode metal.

  • Patent number: 6327849
Abstract: When deterioration of a NOx purifying device due to sulfur contamination is detected, a specific operating state flag FHL is set to “1,” and, at intervals equal to or shorter than, for example, three seconds, the air-fuel ratio of an air-fuel mixture to be supplied to an engine is varied so that it is alternately leaner and richer than the stoichiometric air-fuel ratio. When the temperature TCAT of the NOx purifying device exceeds a deterioration recovery temperature STCAT2 while the air-fuel ratio variation control is being executed, the SOx removing flag FHLSOx is set to “1,” and for a period equivalent to the deterioration recovery time TRSOx, the air-fuel ratio is maintained richer than the stoichiometric air-fuel ratio.

Abstract: An ink-jet recording head driving method and an ink-jet recording device wherein the quantity of ink composing an ink droplet can be reduced as much as possible without deteriorating the flying speed of an ink droplet and, consequently, a dot suitable for graphic printing can be formed. A pressure generating chamber is expanded or contracted by driving a piezoelectric layer provided on the pressure generating chamber communicating with a nozzle opening and a reservoir so as to jet an ink droplet from the nozzle opening. A preparatory process is provided for preparing for the jetting of ink by expanding a pressure generating chamber and backing a meniscus from the surface of the nozzle opening before a first contraction process for contracting the pressure generating chamber to jet ink from a nozzle opening.

  • Patent number: 6329869
Abstract: In a semiconductor device, a voltage generating section is operatively connected with a first voltage line portion and a second voltage line portion. A first voltage detecting section detects a voltage of the first voltage line portion, and a second voltage detecting section which detects a voltage of the second voltage line portion. A control unit controls the voltage generating section based on the detecting results of the first and second voltage detecting sections such that the first voltage line portion and the second voltage line portion are respectively set to a first voltage and a second voltage. A switch section is provided between the first voltage line portion and the second voltage line portion. The switch section selectively disconnects the second voltage line portion from the first voltage line portion based on the detection result of the second voltage detecting section.

  • Patent number: 6330448
Abstract: In a PBX network, a global database is provided in each PBX node for storing shared data for verification of authorized mobile stations when accessing the network via a wireless cell-site station. During a wireless mode, a mobile station monitors the strength of its downlink signal from a first cell-site station of a first PBX node. If it falls below a threshold, the mobile station begins a scan across the spectrum. If a strong signal is detected, it stops the scan and transmits a handover request message to a second cell-site station transmitting that strong signal. The second node receives the message via the second cell-site station to establish the mobile's verification. If the mobile station is an authorized user, the second node transmits a handover grant message to the second cell-site station, transmits a command message to the first node for a switchover to a link between the first and second nodes, and connects the link to the second cell-site station.

  • Patent number: 6328504
Abstract: A plunge-cutting forming tip which improves chip disposal. A protrusion (11) is disposed on a rake face (7) in the vicinity of the ridgeline of a plunge-cutting edge (3). In cutting by means of the tip (1), a chip (K) is ejected which is not only merely thin, but also is ejected in such a manner as to be partially squeezed as a result of pressing against the protrusion (11). Accordingly, the chip is ejected such that a cross section thereof is deformed into a channel shape instead of assuming a flat shape. Thus, the rigidity of the chip is increased, so that chip disposal is improved accordingly.
