Abstract: The present disclosure relates to a Silicon Controlled Rectifier (SCR) in non-planar technology to provide a robust ESD protection in System on Chip employing non-planar technologies. The disclosed SCR incorporates wire or fin shaped nanostructures extending from p-type tap to cathode, from the cathode to anode, and from the anode to n-type tap to provide parallel trigger paths to prevent problem of current crowding at the base emitter junction that limits efficient turn-on in conventional SCRs. The proposed structure helps in offering lower trigger and holding voltage, and therefore very high failure currents. The disclosed SCR has sub-3V trigger and holding voltage to provide an efficient and robust ESD protection in SOCs. The proposed device also offers three times better ESD robustness per unit area. Further the proposed SCR has no added capacitive loading and is compatible with standard process flow and design rules.

Abstract: A modeling method and system for a diode clamped cascaded multi-level converter. All corresponding diodes of each bridge arm are equivalent to an auxiliary diode; all corresponding capacitors of each bridge arm are equivalent to a controlled voltage source; and power modules of each bridge arm are connected in series to be equivalent to an equivalent module, the equivalent module comprising a loss resistor and a composite equivalent model connected to the loss resistor. Since a plurality of components, at the same positions, in each power module of each bridge arm of the diode clamped cascaded multi-level converter are equivalent to a component, the node voltage equation order can be reduced, the simulation efficiency is improved, and the simulation efficiency cannot be reduced with the increase in the number of power modules.

Abstract: Provided are wireless temperature sensors. A temperature sensor with a flexible, large-area printed thermistor can include an negative temperature coefficient (NTC) thermistor for temperature sensing, a control circuitry for electrically connecting with the NTC thermistor and obtaining the temperature sensed by the NTC thermistor, a power source for providing power supply to the NTC thermistor and the control circuitry, and a frame element for supporting the NTC thermistor, the control circuitry and the power source, where the frame element is at least partially thermally insulated to establish thermal equilibrium within the temperature sensor. The temperature sensor can sense the temperature in a fast and accurate way due to fast thermal equilibrium established within the sensor.
