    Abstract: Techniques are provided that pumping of deep traps in GaN electronic devices using photons from an on-chip photon source. In various embodiments, a method for optical pumping of deep traps in GaN HEMTs is provided using an on-chip integrated photon source that is configured to generate photons during operation of the HEMT. In an aspect, the on-chip photon source is a SoH-LED. In various additional embodiments, an integration scheme is provided that integrates the photon source into the drain electrode of a HEMT, thereby converting the conventional HEMT with an ohmic drain to a transistor with hybrid photonic-ohmic drain (POD), a POD transistor or PODFET for short.

    Abstract: A device and a method for detecting main acoustic indexes of multi-beam sonar pertaining to the field of hydrographic surveying and charting technology. The device includes a rotating device and a lifting gear installed in an anechoic tank. The bottom of the rotating device is equipped with a multi-beam sonar that has its rotating plane perpendicular to the direction of track line and transmits signals along the horizontal direction. A standard hydrophone is equipped at the bottom of the lifting gear, and is connected with a signal collector. The device utilizes the standard hydrophone to receive the pulse signals transmitted by the multi-beam sonar and employs the multi-beam sonar to receive the standard sound source signals, designs the detection process for data collection for analysis and research, thereby achieving the detection of the frequency, source level and beam angle of multi-beam sonar.

    Abstract: The present invention provides a DRAM/NVM hierarchical heterogeneous memory system with software-hardware cooperative management schemes. In the system, NVM is used as large-capacity main memory, and DRAM is used as a cache to the NVM. Some reserved bits in the data structure of TLB and last-level page table are employed effectively to eliminate hardware costs in the conventional hardware-managed hierarchical memory architecture. The cache management in such a heterogeneous memory system is pushed to the software level. Moreover, the invention is able to reduce memory access latency in case of last-level cache misses. Considering that many applications have relatively poor data locality in big data application environments, the conventional demand-based data fetching policy for DRAM cache can aggravates cache pollution.
