  • Patent number: 7331106
Abstract: A process for selectively depositing a filled underfill material onto a die surface without covering solder bumps present on the die. The process entails microjetting a polymer matrix material, a filler material, and optionally a fluxing material onto the die surface. Together, the polymer matrix and filler materials define the filled underfill material in which the filler material is dispersed to reduce the coefficient of thermal expansion of the underfill material. The resulting underfill material surrounds but does not cover the solder bumps. The die is then placed on a substrate on which a second underfill material is present, forming a composite underfill layer that completely fills the space between the die and substrate and forms a fillet on a peripheral wall of the die.

  • Patent number: 7325293
Abstract: A multi-filament superconducting wire in which the filaments comprise zirconia-stabilized ultra-fine grain Nb3Sn. The superconducting wire is formed by wire-drawing a preform comprising a metallic matrix and at least one niobium alloy rod having zirconium and oxygen in solid solution and heat treating the drawn wire in the presence of tin to yield at least one continuous filament comprising ultra-fine grain Nb3Sn having semi-coherent ZrO2 precipitates disposed therein. The ZrO2 precipitates serve to stabilize the ultra-fine grain microstructure of the Nb3Sn at temperatures up to 1100° C. and allows Nb3Sn to maintain the ultra-fine grain microstructure when heat treated at temperatures that are greater than those previously used. By using higher temperatures to form Nb3Sn, the time required for heat treatment can be significantly reduced.

  • Patent number: 7316065
Abstract: A method of forming a plurality of elastic probes in a row is disclosed. Firstly, a substrate is provided, then, a shaping layer is formed on the substrate so as to offer two flat surfaces in parallel. A photoresist layer is formed on the substrate and on the shaping layer. Then, the photoresist layer is patterned to form a plurality of slots crossing an interface between the two flat surfaces where a plurality of elastic probes are formed in the slots. In one embodiment, the interface is an edge slope of the shaping layer so that each of the elastic probes has at least an elastic bending portion. During chip probing, the shifting direction of the elastic probes due to overdrives is perpendicular to the arranging direction of the bonding pads so that the elastic probes are suitable for probing chips with high-density and fine-pitch bonding pads.

  • Patent number: 7296350
Abstract: A method for fabricating a drop generator with a uniquely formed nonconductive mandrel, which when encapsulated with electroplated metal, shapes and defines the internal ink channel entails identifying a non-conductive dimensionally stable structure with a shape adapted to define a fluid cavity for the drop generator for an ink jet printer. The ends of the structure are covered with caps. A conductive base is mounted to each structure. Metal from the conductive base is electroformed onto the structure to a thickness at least equivalent to a desired outer dimension. The caps are removed and the structure is removed, thereby leaving a drop generator with a channel adapted to receive fluid and a slot adapted to communicate fluid from the channel to the orifice plate.

  • Patent number: 7293354
Abstract: A vacuum controlled fixture is provided for positioning columns on sites of an electronic substrate. The fixture includes an internal chamber having spaced apart first and second surfaces extending beneath its principal face. A regular array of column receiving holes extends from the principal face through the first surface of the chamber, and a plurality of vacuum ducts extend from ports in the second surface of the chamber to a vacuum source to evacuate the internal chamber. The ports in the second face of the chamber are laterally offset from the receiving holes in the first face of the chamber to allow seating of the interior ends of the columns on coplanar portions of the rear surface. The ports are preferably centered, equidistant from the closest adjacent receiving holes, thereby providing centering of the columns by means of a vacuum driven air flow around the latter.

  • Patent number: 7243414
Abstract: The invention relates to a device for gripping and transferring a ring of electrical conductors in the form of pins which are used to produce a winding, such as a pin winding. The gripping device (C) is designed to seize the ring from a first element, such as a ring-forming element, and to transfer same into a second element (B), such as an element used to insert the ring into the member that supports the winding to be produced. The inventive device comprises a control cone (19) which can be moved axially inside a frame (13) for contact with levers (15) which are pivot mounted to the frame, such that the levers pivot when the cone is moved. The winding-production system is characterized in that it comprises an autonomous gripping and transfer device (C) which can be separated from the above-mentioned first and second elements (B) and which can be positioned on same in a pre-determined reference position. The invention can be used to produce a stator for an electrically-rotating machine.
