    Abstract: A battery is provided which has a high capacity and can improve battery characteristics, such as cycle characteristics. The battery includes a spirally wound electrode body, wherein a cathode and an anode are wound with a separator in between. The anode includes, for example, simple substances, alloys, compounds of metal elements or metalloid elements capable of forming an alloy with Li, the like and combinations thereof. An electrolytic solution wherein an electrolyte salt is dissolved in a solvent is impregnated in the separator. For the electrolyte salt, a light metallic salt having B—O bond or P—O bond, such as difluoro[oxalato-O,O?]lithium borate and tetra fluoro[oxalato-O,O?]lithium phosphate, can be used. By forming a stable coating, decomposition reaction of the solvent can be inhibited, and reaction between the anode and the solvent can be prevented.

    Abstract: The present invention provides a short resonator laser capable of high-speed operation with a low threshold value current and an element structure realizing a wavelength changeable laser having an excellent wavelength stability. A laser resonator waveguide is formed in such a manner that its lateral width is set to a wide value allowing lateral-multi mode at a part or the entire portion of the waveguide. This enables enhancement of a laser gain and reduction of electric resistance and thermal resistance while keeping the aforementioned characteristics of the short resonator laser. Here, by using self-focusing effect as a result of multi-mode interference effect, it is possible to reduce the mode conversion loss in the laser resonator and the light intensity distribution at the laser emitting end becomes a single-hill lowest order mode. Thus, it is possible to obtain a structure appropriate for connection with an optical fiber.

    Abstract: A battery capable of improving battery characteristics such as cycle characteristics is provided. The capacity of the anode includes a capacity component by insertion and extraction of light metal and a capacity component by precipitation and dissolution of the light metal, and is represented by the sum of them. The separator is impregnated with an electrolyte solution formed through dissolving a lithium salt in a solvent. As the electrolyte salt, difluoro[oxalato-O,O′]lithium borate, tetrafluoro[oxalato-O,O′]lithium phosphate or difluorobis[oxalato-O,O′]lithium phosphate is used. By the formation of a stable coating, decomposition of the solvent and a reaction between precipitated lithium metal and the solvent can be prevented.

    Abstract: The invention provides a manufacturing method of a laser diode having buried grown layer with less crystal defects and with low consumption power and having high reliability in a buried heterostructure laser diode using an InGaAlAs type material as an active layer, by preventing the inhibition of burying and regrowing of the active layer caused by oxidation of Al contained in the active layer. A manufacturing method of a semiconductor laser diode and the active layer comprises a material at least containing Al and having a buried hetero-cross sectional structure, formation of the buried heterostructure, comprising the steps of fabricating the active layer into a stripe shape or mesa shape by etching including at least wet etching, cleaning the stripe-shape sidewall of the core layer with a gas containing chlorine or other halogen element in a crystal growing apparatus and burying the active layer in the semiconductor.

    Abstract: In order to form a wavelength tunable laser capable of tuning a wave over a wide range by simple control means, a thin film heater is mounted either over an upper electrode of a ridge waveguide semiconductor laser having ridge waveguides on a semiconductor substrate or over the semiconductor substrate and on both sides of the ridge waveguide with a gap of a few &mgr;m. By controlling a current passed to the thin film heater, the oscillation wavelength of the semiconductor laser is tuned. In the case where the thin film heater is mounted over an upper electrode of a ridge waveguide, a nonconductor is formed on both sides of the ridge conductor to more efficiently enable heat from the heater to reach an active layer of the ridge waveguide more efficiently.

    Abstract: With the use of a wavelength multiplex light source capable of being adapted to a wavelength standard channel by an easy method, wavelength multiplex optical communication equipment is realized at a low cost and with excellent repeatability in performance. In a preferred implementation, a part of output light of a tunable light source 101 is guided to a wavelength stabilizer device where the difference thereof from a predetermined wavelength is detected with the use of photodetectors and a processor and fed back to the light source via controllers. Specifically, a controller 108 supplies a widely-variable output to an upper electrode of a heater-integrated tunable laser, which is formed by mounting a thin film heater just above the upper electrode of a distributed feedback (DFB) semiconductor laser that excels in wavelength controllability. The controller and compensates for the variance of the wavelength of the output light from the predetermined frequency using the output of the processor.
