In an embodiment, a fin structure on a semiconductor substrate includes two source or drain regions of the transistor, wherein a channel region of the transistor is located between the source or drain regions. At least on such source or drain region includes a doped silicon germanium (SiGe) compound, wherein dislocations in the SiGe compound result in the at least one source or drain region exerting a tensile stress on the channel region. In another embodiment, source or drain regions of a transistor each include a SiGe compound which comprises at least 50 wt % germanium.

    Abstract: A computing system may generate a directed graph to access data stored in multiple locations or blocks of a data storage device or system. Cost values may be determined for each of multiple paths between nodes, representing the blocks or subsets of data. In some cases, nodes having a cost value between them that is less than a threshold may be combined into a single node. A master path, linking at least two of the multiple paths, between a start node and an end node, may be generated by iteratively selecting paths with a lowest cost. The number of paths considered for determining the lowest path cost may be limited by a complexity parameter, so as to optimize the path to access the data without introducing unbeneficial computational complexity.

For example, a request to store an object in a persistent storage of a data storage system may be received, metadata associated with the request may then be parsed to identify a signal for placement of the object within the persistent storage, and a rule may be identified for placement of objects associated with that signal, such as by indicating a desired grouping or ordering of objects associated with the signal. A particular storage location for the object may then be determined within the persistent storage based at least in part on the signal, the rule, and previously determined storage locations of one or more other data objects associated with the signal.

The first PEV is charged in accordance with information from the first PEV profile. Charging session data is monitored and stored in the tracking database during the charging session. A machine learning model is generated based on collective charging data. Charge completion time of the first PEV is predicted based on the machine learning model.

    Abstract: Ranging operations may be performed between an initiator device and a responder device using data frames as opposed to fine timing measurement (FTM) frames or Null Data Packet (NDP) frames. An initiator device may request the responder device to perform a ranging operation. The responder device may transmit a data frame to the initiator device and may receive an acknowledgement (ACK) frame from the responder device. The responder device may transmit a second data frame to the initiator device that includes ranging measurement information for the previous message exchange, including a time of departure of the data frame and a time of arrival of the ACK frame. Because data frames are encrypted, the ranging measurement information is provided in a secure manner. Moreover, by including the ranging measurement information in data frames, throughput for the ranging procedure is improved.
