  • Patent number: 6033134
Abstract: In the production of semiconductor devices, a pattern-wise exposed resist coating is developed with a developer to form a resist pattern corresponding to the pattern of exposure radiation on an article to be fabricated. The development being carried out with a developer consisting of one or more organic solvents, in at least two stages and in each stage of the development, the development is interrupted when a substantial permeation of the developer of a surface portion of the pattern-forming area of the resist pattern in which the resist pattern remains is completed, and the developed resist coating is dried between this stage and the following development stages. The development of the exposed resist coating is carried out by using a developing apparatus which comprises at least one set of developer-supplying system and rinsing solution-supplying system, and a conveyor means for guiding the article carrying the resist coating.

  • Patent number: 5964712
Abstract: A correction curve (FIG. 19) is prepared by plotting .sup.12 CO.sub.2 concentrations and .sup.13 CO.sub.2 /.sup.12 CO.sub.2 concentration ratios which are determined on the basis of a calibration curve and .sup.13 CO.sub.2 and .sup.12 CO.sub.2 absorbances of gaseous samples having the same .sup.13 CO.sub.2 /.sup.12 CO.sub.2 concentration ratio but known different .sup.12 CO.sub.2 concentrations. A gaseous test sample containing .sup.13 CO.sub.2 and .sup.12 CO.sub.2 as component gases is introduced into a cell, and spectrometrically measured. A .sup.12 CO.sub.2 concentration of the gaseous test sample is determined by way of the spectrometric measurement. A concentration ratio correction value is obtained on the basis of the correction curve and the .sup.12 CO.sub.2 concentration of the gaseous test sample thus determined. A measured .sup.13 CO.sub.2 /.sup.12 CO.sub.2 concentration ratio is divided by the concentration ratio correction value thus obtained for correction of the .sup.13 CO.sub.2 /.sup.12 CO.sub.

  • Patent number: 5724591
Abstract: A multiprocessor system is provided with processor units which are grouped beforehand into some groups, a system status monitoring unit for monitoring a key input operation of a keyboard, a power demand monitoring unit for calculating the difference between the total power demand of the processor units at the present time and the total power demand of the processor units in a low power-demand mode which is measured beforehand, when the key input operation is not carried out in a normal operation mode for a predetermined time, and an operation clock controller for successively reducing or stopping operation clocks supplied to the respective processor units for each group in turn to shift the current mode to the low power-demand mode. With this construction, a power variation which occurs at the time of the switching operation between the normal operation mode and the low power-demand mode or at the time of power supply/power shut-off can be reduced.
